To solve this problem， a dual-stage actuation active vibration isolation system for an adjustable anti-resonance frequency controller is proposed in this study. The mathematical model of the adjustable anti-resonance frequency controller and parameter design of the dual-stage actuation active vibration isolation system are examined. First， a mathematical model for the designed dual-stage actuation active vibration isolation system is established. Then， based on the anti-resonance frequency characteristics of the system， an adjustable anti resonance frequency controller and its design parameters are proposed. Thereafter， the vibration isolation performance of the adjustable antiresonance frequency control is analyzed. Finally， the effectiveness of the proposed system is verified experimentally. The experiment results show that the closed-loop transmissibility of the proposed controller is less than -15 dB from zero to the first anti-resonance frequency. Furthermore， it is less than -30 dB around the added anti-resonance frequency， which is adjusted between 0 Hz and the first anti-resonance frequency by changing the parameters of the proposed controller. With the proposed controller， the disturbance amplitude of the payload decays from 4 to 0.5 mm/s with a reduction of 87.5% for an impulse disturbance applied to the platform base. The dual-stage actuation active vibration isolation system combined with the adjustable anti-resonance frequency controller can adjust the anti-resonance frequency point in real time by tracking the frequency sweep interference. Our proposed system isolates vibrations effectively and can be applied to the frequency sweep applications with ultra-low vibration requirements， such as semiconductor manufacturing industry. 双级驱动 主动隔振 可调反共振频率控制器 dual-stage actuation active vibration isolation adjustable anti-resonance frequency controller 1 引 言 1 随着超精密装备精度等级的不断提升，环境微振动对装备精度的影响问题逐渐凸显，深入研究隔微振技术具有重要的科学意义和实用价值。此外，半导体制造 ［ 1 1 - 2 2 1-2 ］ 、超精密测量 ［ 3 3 - 5 5 3-5 ］ 、超精密加工 ［ 6 6 - 10 10 6-10 ］ 、航空航天 ［ 11 11 - 12 12 11-12 ］ 等领域对超低振动环境保障的需求也十分迫切。在半导体制造业中，运动控制前通常采用扫频法获得被控对象的精确动态模型。而扫频时产生的惯性力作用在平台基座上，相当于随频率变化的扰动力作用在整个系统上，直接影响光学系统测量精度，进而导致模型精度差。现有隔振器不能对频率变化的扰动进行有效隔离，特别是对0 Hz和固有频率之间的振动信号更加难以有效抑制。因此，有必要提出新的隔振控制方法，以满足系统对变频率扰动信号抑制的要求。 弹簧等被动隔振系统具有结构简单、易于实现等优点。然而，由于弹簧刚度不能无限小的限制，被动隔振系统无法实现超低频隔振。因此提出了主动隔振系统。主动隔振系统由传感器、交流执行器、控制系统和被动隔振元件组成。与被动隔振系统相比，主动隔振系统可以根据隔振对象灵活调整系统参数。因此，主动隔振系统具有适应性强、隔振频率低、重量轻等优点，成为隔振技术的研究热点 ［ 13 13 - 15 15 13-15 ］ 。主动隔振系统分为主动减振器和半主动减振器。半主动减振器通过安装调谐动态减振器，通过调整主系统的固有频率进行振动隔离，但隔振频带较窄，无法适应现有超精密装备宽频带隔振的需求。主动减振器能够充分发挥执行器和控制器的作用，根据环境振动及负载直接扰动频率和幅值进行动态参数调节，在宽频带范围内充分发挥减振的作用。 变刚度技术是抑制超精密装备扫频过程中产生惯性力扰动的关键技术之一，它分为机械变刚度技术，如组合梁结构和空气弹簧；智能材料变刚度技术，如光电材料和形状记忆合金 ［ 16 16 - 17 17 16-17 ］ 。Brennan提出了一种空气弹簧来设计一种动态吸收器，它可以通过改变气球内压力的大小来改变吸收器的刚度 ［ 18 18 ］ 。空气弹簧承载力强，可根据实际需要进行大尺寸设计。同时，它经久耐用，具有良好的抗疲劳性能，允许较大的变形量满足低频率的要求。然而，空气弹簧动力吸振器的调谐速度较慢，不能满足高频振动的要求。Nagaya提出了悬臂梁结构变刚度的假设，设计了悬臂梁式主动动力吸振器 ［ 19 19 ］ 。然而，结构的纵向尺寸不对称且较大。除了对阻尼对象施加垂直力外，交变力矩的作用还会使阻尼对象产生意想不到的转动。近年来，压电陶瓷驱动器以其频带宽、精度高、响应速度快、重量轻等优点，在隔振领域受到了广泛的关注 ［ 20 20 ］ 。Davis利用压电陶瓷变刚度技术，提出了一种频率漂移范围为243~257 Hz的压电陶瓷主动减振器 ［ 21 21 ］ 。Young提出了一种改变弹簧刚度的方法，通过控制压电陶瓷的变形，调节压电陶瓷与侧壁之间的摩擦力来改变两弹簧的耦合度，从而实现减振器的频移 ［ 22 22 ］ 。充分利用了压电陶瓷的宽频带和大振幅特性，避免了压电陶瓷变形小的缺点，但其刚度变化不是线性的，难以控制。 本文提出了一种双级驱动主动隔振系统可调反共振频率控制器，而不是采用传统的变刚度技术，实现反共振频率可调，以隔离系统扫频过程中的惯性力扰动。本文提出的双级驱动主动隔振系统具有独特的动态吸振特性，利用了音圈电机和压电陶瓷驱动器的动态吸振原理，结合可调反共振频率控制器，通过跟踪外界干扰实现了对反共振频率点的实时调整。 2 双级驱动主动隔振系统设计及数学建模 1 2.1 双级驱动主动隔振系统设计 2 在分析动态吸振原理的基础上，设计了双级驱动主动隔振系统样机如 图1 图1 所示，包括有效载荷、底座、连接板、气浮导轨、被动隔振弹簧、主动执行器音圈电机和压电叠堆。音圈电机具有零刚度、长运动行程。然而，它只在低频段工作，对微振动的隔振效果不够理想。压电陶瓷具有宽频带和极高分辨率的优点，但其行程只有几十微米。本文提出了一种将压电陶瓷和音圈电机串联的双级驱动器。双级驱动器结合了二者的优点，在主动隔振系统中实现了宽控制频带、高分辨率、长运动行程等优点。 设计的双级驱动主动隔振系统原理图如 图2 图2 所示，其中 m 1 是有效载荷的质量， m 2 是音圈电机移动器、压电陶瓷和连接板的总质量， k 是被动隔振系统的刚度， f v 和 f p 分别是音圈电机出力和压电叠堆出力， x 1 ， x 2 和 x b 分别是有效载荷、音圈电机的移动器和底座的位移。 2.2 双级驱动主动隔振系统数学模型 2 音圈电机的出力满足法拉第定律： <math 1.60866666 2.79399991 的最优解。 4 实验验证 1 图9 图9 显示了设计的双级驱动主动隔振系统的样机，其参数如 表1 表1 所示。实验系统如 图10 图10 所示，基座和有效载荷的绝对速度由GS-11D型压电振动传感器（美国Geospace制造）测量。GS-11D是一种高输出、旋转线圈检波器，其设计和制造可承受粗暴操作带来的冲击。这种经过现场验证的检波器的精密弹簧经过计算机设计和匹配，即使在最极端的条件下也能优化性能规格。测量信号由实时目标机采集。控制器设计完成之后，并将其下载到实时目标机中。 参 数 数值 有效载荷质量， m 1 /kg 0.695 音圈电机、压电叠堆、连接板总质量， m 2 /kg 0.614 被动隔振系统刚度， k /（N·m -1 ） 480 压电叠堆驱动器刚度， k p /（N·m -1 ） 5 000 音圈电机推力系数， k i /（N·A -1 ） 31.8 压电叠堆推力系数， k u /（N·V -1 ） 25.4 控制信号计算输出到驱动器，音圈电机的驱动电源TA115（由TST制造）和压电叠堆的驱动电源RH31（由芯明天制造）。TA115的电源电压为24~48 V，等效电机电压最高为±43 V，控制信号电压范围为0~10 V，增益为0.2~0.8 A/V，实验中我们将增益设定为0.2 A/V。通过实验标定，RH31的控制电压范围为0~5 V，增益为30.75左右。两者分别驱动音圈电机和压电叠堆进行主动隔振控制。 4.1 频域实验验证 2 用日本GK-2110型脉冲锤撞击基座产生外部振动，并用941B型振动分析仪进行了检测和分析。如 图11 图11 所示，测量没有任何控制器的双级驱动主动隔振系统的传递率。两个共振频率和一个反共振频率分别约为8.8，17.5和14.3 Hz。 图12 图12 表明，用所提出的控制器消除了谐振峰。此外，在整个频率范围内的传递率小于 - 5 dB，当频率在增加的反共振频率附近时的传递率小于 - 30 dB。随着控制器参数的变化，系统的附加反共振频率也随之变化。实验结果与理论设计一致。 4.2 时域实验验证 2 基座外部振动是由日本脉冲锤GK-2110撞击底座产生的。采用GS-11D型速度传感器测量基底和有效载荷的速度。基于基座振动的快速傅里叶变换（FFT）结果以及章节3中所阐述的关于参数 K 和 <math id="M89"><mi>τ</mi></math> http://html.publish.founderss.cn/rc-pub/api/common/picture?pictureId=19369527&type= 1.60866666 2.79399991 =0.000 01。 图13 图13 推断出所提出的控制器在隔离外部干扰方面取得了良好的性能。在没有任何控制器的情况下，基本振动速度为8 mm·s - 1 ，有效载荷振动的最大速度为4 mm·s - 1 ，有效载荷持续振动，振动衰减缓慢。采用所设计的控制器后，有效载荷振动速度衰减较快，最大振动速度为0.5 mm·s - 1 ，比未加控制时降低了87.5%。 图14 图14 显示，只有音圈电机和压电叠堆共同工作，系统才能产生良好的隔振效果。 有效负载速度被用做设计控制器的输入，输出是音圈电机线圈的电流值 I 和压电叠堆的电压值 U 。 图15 图15 显示，按照章节3中的控制器参数选择原则，控制信号 I 和 U 不饱和，实验达到了预期的要求，验证了控制器参数设计的合理性。 5 结 论 1 本文根据双级驱动主动隔振系统独特的动态吸振特性，提出了一种可调反共振频率控制器。通过跟踪外界扰动，实时调整动态吸振点，达到良好的隔振效果。该控制方法充分利用了动态吸振的共振特性。实验结果表明，在整个频率范围内，闭环传输率小于 - 5 dB。在没有任何控制器的情况下，系统的工作频率为11.1~17.5 Hz，相应的带宽为6.4 Hz。引入该控制器后，带宽扩展到全频段。此外，在附加反共振频率附近，闭环透过率小于 - 30 dB，可从0 Hz调整到初始反共振频率。增加的反共振频率是系统有效隔振的最佳工作频率。利用该控制器，有效载荷的扰动幅度从4 mm·s - 1 衰减到0.5 mm·s - 1 ，平台基座的冲击扰动降低了87.5%。同时，系统可以通过跟踪扫频扰动实时调整反共振频点，达到良好的隔振效果。在不同扫频下的闭环透过率低于 - 25.7 dB，比未控制时降低了90.7%以上。整个系统具有反共振频率吸振点可调、振动抑制率高、隔振频带宽等特点。这意味着该系统配合所设计的控制方法在半导体制造领域、超精密加工等领域具有良好的应用前景。 参考文献 BUTLER H H .
