In this study， capacitors were divided into conventional capacitors and microcapacitors， and the structural characteristics of conventional aluminum electrolytic capacitors， tantalum electrolytic capacitors， organic thin film capacitors， and ceramic capacitors were discussed. Additionally， the advantages and disadvantages associated with their production and applications were discussed considering their structural characteristics， technical process， and main performance indicators. Furthermore， the on-chip integrated system process compatibility of solid-state microcapacitors （metal-insulator-metal and metal-insulator-semiconductor） and microsupercapacitors for energy storage was investigated. The main manufacturing process， three research directions （electrode surface areas， insulating materials， electrode materials）， and related research progress of on-chip 3D silicon-based capacitor structure were reported. 在电子信息产业中，电容器作为三大无源器件之一，在直流滤波、电源旁路、耦合与退耦以及众多特殊的电路中起着至关重要的作用。微电容器作为微能源器件已经市场化，并成为使用量最大、投入范围最广的元器件之一，其产量值占电容器市场产量的50%以上。然而，随着电子器件的微型化发展，对微型电容器件的性能要求日益增高，如智能便携式/可穿戴式设备要求电容器柔性透明，体积小，同时兼备良好的温度特性与导电特性 ［ 1 1 ］ ；可植入式微型医疗设备要求电容器体积小、质量轻、功耗低；精密机械设备要求作为储能设备的电容器能量储存密度高 ［ 2 2 ］ 等。总体上，微型电容器件性能正向着高能量密度、高功率密度、高抗负载能力、耐高温及低功耗等方向上发展。 微机电系统（Micro-Electromechanical Systems，MEMS）采用微加工技术，制造特征尺寸在微米量级的包括电子、机械等功能单元的微传感器、微执行器或微系统 ［ 3 3 ］ 。目前，基于MEMS制备的能源器件中常见的微型电容器有电解电容器、有机薄膜电容器以及陶瓷电容器等。随着集成微能源技术的发展，对能源器件的要求更为苛刻，电容器发展遇到了较大的技术瓶颈，如钽电解电容器功耗较高、使用寿命较短、工作温度区间窄；陶瓷电容器承受瞬态高压脉冲的能力较弱，易被脉冲电压击穿；有机薄膜介质电容器容量小、损耗大、耐高温能力差。MEMS技术制备的三维（3D）硅基电容器具备微型化、高性能、高可靠性以及高度可集成化等优势，是新时期能源转换器件研究的重点。本文从电容器的工作原理出发综述了微型电容器的结构特点、制备工艺及主要性能指标，同时总结了微型高能量密度的3D硅基电容器的最新研究进展，最后对微电容器的市场应用趋势及发展进行了展望。 2 电容器简介及工作原理 1 电容器的发展历经真空管与晶体管时代、电子集成线路时代，经过不断的演变与技术革新，由早期的玻璃莱顿瓶、云母电容器与瓷介电容器，发展到后期的电解电容器、薄膜电容器与超级电容器 ［ 4 4 ］ ，朝着便携柔性与混合集成电路的需求持续发展，同时能量密度与可靠性越来越高。 传统电容器的工作原理是利用上下极板之间的有效接触面积进行储能，即给电容器的极板施加电压，导电体表面上的净电荷将从电介质层（薄膜层）中吸引部分不规则分配的异种电荷，使得上下极板分别聚集相同数量的异种电荷，能量存储在介质层（薄膜层）中；当电容器处于放电状态时，上下极板上聚集的电荷将全部释放。根据电容器原理，电容量与电极表面积成正比，与极板之间的间距成反比，如下： <math 为了提高电容器功率，必须保证更快的放电属性 t 和很小的等效串联电阻 R ，而 R 的值主要取决于集流体和电极材料本身。 因此，想要获得高性能、高功率/能量密度的微型电容器，一定要选择基底可集成度高、集流体电阻小、刚度性能优良、结构比表面积大且耐高温、高压的材料。以硅为基底制成的微型电容器契合上述条件，因而得到了广泛研究。 3 微型储能电容器分类 1 电容器按照能量存储机制及电极材料的不同 ［ 5 5 ］ ，主要分为双电层电容器、赝电容电容器与混合电容器；以电容器所处空间状态又分为二维平面结构和三维立体结构。本文将电容器分成传统电容器和新型微型电容器进行论述。其中，传统电容器从材质制造的角度分成铝、钽电解电容器、薄膜电容器、陶瓷电容器；新型微型电容器主要分为用于储能的微型超级电容器和固态微型电容器，包括金属-绝缘体-金属（Mental-Insulator-Mental， MIM）与金属-绝缘体-半导体（Mental-Insulator-Semiconductor， MIS）。针对片上硅基电容器，强调以硅为基底实现微型化、高比容量与高度集成的热门新型储能器件的制备工艺及发展前景。 图1 图1 是目前微型电容器与其他储能设备的Ragone示意图。 3.1　传统电容器 2 3 . 1 . 1　铝、钽电解电容器 3 铝电解电容器是一种容量高、体积小、价格低廉同时有较好自愈性的电解电容器，常应用在中低端产品中。基于产品技术的成熟度及结构特点，在高压大电容领域中具有独特的价值。 图2 图2 （a）为其生产工艺流程及结构。通常，以电解液为负电极的铝电解电容器会因电解液干涸而缩短寿命 ［ 7 7 ］ ，因此限制了它在严苛环境及军用产品中的应用。固态铝电容器采用高分子聚合物作为电解质，取代了电解液，避免了漏液与寿命等问题，在高端应用层面崭露头角。作为电解电容器更新换代的产物，其稳定的电化学性能、良好的温度稳定性同时兼具片式化、大容量和理想的阻抗频率特性，被视为可替代钽电容器的理想储能器件。 钽电解电容器具有大容量、低ESR、长寿命和高可靠性 ［ 8 8 ］ 等优异特性，被广泛应用在汽车工业、精密机械以及航空航天和军用领域中。其制备流程和结构如 图2 图2 （b）所示。目前，钽电解电容器在开关电源的整流滤波、DC/DC旁路电容器以及高纹波电流电路的电源旁路中起着重要的作用。然而，陶瓷电容器在价格成本，高频阻抗和耐高纹波电流等方面的优势，使得钽电容器的市场份额逐渐被性能优良的陶瓷叠片电容器占据。 3 . 1 . 2　薄膜电容器与多层陶瓷电容器 3 薄膜电容器因具有小体积、低损耗因数、高抗负载等特点 ［ 9 9 ］ ，在新能源汽车、智能电网以及电力电子领域是非常重要的一种微储能器件。如新能源汽车中用在变频器/逆变器上的直线云母缓冲电容器和集成电子产业中的DC-Link电容器，均为薄膜电容器 ［ 10 10 ］ 。其制备流程和结构如 图3 图3 （a）所示。薄膜电容器的突出优势是可承受较高的反向电压，同时具有自愈性，因而在极低的ESR和寄生电感状态下，仍能保持低损耗及高抗电流负载的特性。然而，由于薄膜不能无限拉薄，电容器难以进一步微型化。国内的薄膜电容器制造主要以聚酯薄膜与聚丙烯薄膜等中低端产品为主，高端薄膜电容器产品尚需进口。 陶瓷电容器以小型化、低成本、优良的高频特性 ［ 11 11 ］ 等优势在电容器市场中受到广泛的关注，因其外形结构特点也被称为独石电容器。以多层陶瓷电容器（Multi-layer Ceramic Capacitor，MLCC）为代表，采用多层共烧技术，将多层陶瓷介电层薄膜堆叠，形成最终的超小型、大容量器件 ［ 12 12 ］ 。 图3 图3 （b）为MLCC的工艺流程和结构。目前，陶瓷电容器正朝着标准化与通用化的方向发展，广泛应用在脉冲电源、大功率电气设备和高端精密机械设备中，起着抗电磁干扰和电源滤波等作用 ［ 11 11 ］ 。此外，MLCC作为用量最大、发展最迅速的片式元件的代表，在电容器市场上势头非常强劲，同时高层叠压技术、低温共烧技术与复合材料技术等关键制备工艺 ［ 8 8 ］ 的进步，在市场需求扩大的前提下将进一步促进MLCC向高介电系数、多层数等高性能、高可靠性等方向发展。而限制其应用的关键是大型陶瓷元件无法烧制，很难实现大规模应用 ［ 13 13 ］ 。 3.2　微型电容器 2 3 . 2 . 1　固态微型电容器 3 本文界定的微型电容器是基于储能方面可片上集成的应用装置，致力于达到轻薄柔性、便携智能、高功率密度/能量密度和长循环使用寿命等性能。在固态微型电容器方面，主要介绍MIM和MIS两种用于能量储存的结构类型。事实上，相较于微型超级电容器，固态微型电容器是目前真正实现互补金属-氧化物-半导体（CMOS）工艺集成在芯片上的器件 ［ 14 14 ］ 。MIM电容器由上下两个金属电极和中间绝缘层材料组成，如 图4 图4 （a）所示。如果下电极使用的是半导体材料，则为MIS结构，如 图4 图4 （b）所示。此类微型电容器的电容量主要取决于绝缘层的介电常数、厚度和电极的有效表面积。为了提高电容量，应尽可能地选取高的介电常数和极薄的绝缘层厚度（纳米级别），同时增大电极的有效表面积 ［ 15 15 - 18 18 15-18 ］ 。在不增加占地面积的情况下，提高电极有效表面积的主要方式是将电极设计成3D纳米级结构 ［ 19 19 - 22 22 19-22 ］ ，如 图5 图5 所示；另一种方式是堆叠、层压（Al 2 O 3 /HfO 2 ，TiO 2 /SiO 2 ，Al 2 O 3 /TiO 2 /HfO 2 ）多种不同的介电层材料于3D硅基底结构上，以实现更大的容量密度，这主要是针对MIM电容器 ［ 23 23 - 24 24 23-24 ］ 。 与微型超级电容器相比，固态微型电容器的主要优势有两点：首先，可以更好地与硅处理工艺兼容，便于与电子器件相集成；其次，由于没有电解液的存在，在更长时间范围内可以维持较好的工作稳定性，加上高介电材料的选用，降低了等效串联电阻，进而实现了更高的工作频率。已有报道中，等效串联电阻低至1 Ω，工作频率高达1 MHz ［ 25 25 ］ ，其劣势是较低的面电容密度，这主要受到其固有属性的限制。 3 . 2 . 2　微型超级电容器 3 考虑电极的使用寿命和环境友好性，这里主要介绍的集成微型超级电容器是静电超级电容器，不涉及具有法拉第效应和氧化还原机制的超级电容器。此类微型超级电容器由两个分离电极和离子电解质组成 ［ 14 14 ］ ，在外电场作用下，电容器中正负电荷的聚集现象如 图6 图6 所示。可以看到在外电压作用下，在电极中电荷的吸引下，电解质中的阴阳离子会聚集在电极界面处，使得离子的电荷与电极中的电荷构成超级电容器的双电荷层，双电层间的电荷间距很小，从而导致巨大的电容值。其中，电解质的作用仅是为了电荷分布在电极界面附近，电极的有效面积与电荷聚集数量成正比，这也是影响容量的最重要因素。因此，常采用三维电极结构，通过在三维结构表面生长纳米线结构或经过纳米调制作用生成多孔结构，以进一步提高有效面积 ［ 26 26 - 27 27 26-27 ］ 。 图7 图7 主要介绍了两种集成微型超级电容器的制备方法， 图7 图7 （a）是在片上基底上使用三维叉指电极结构的微型电容器，结合CMOS工艺将电子产品集成在同一硅片上，根据电解质的状态，将它滴铸或沉积在三维结构电极上 ［ 28 28 - 31 31 28-31 ］ 。 图7 图7 （b）所示的微型电容器采用并联电极，以混合形式与电子器件连接在一起 ［ 32 32 ］ 。这种方式是将上下电极预先固定在分离的平行基底上，将电解质放置在中间，根据其状态设置外壳从而进行封闭处理，其中一个基底在前端设置了电子元件，后端则为电极结构。 与固态微型电容器相比，微型超级电容器的优势如下：一是具有更大的面容量密度，其值接近3 500 mF·cm - 2［ 33 33 ］ ，其快速放电的优势极好地适用于片上集成的大功率器件 ［ 34 34 - 35 35 34-35 ］ ；其二，具有可靠的长循环充放电特性，经过上万次充放电其容量保持率仍可维持在80%以上 ［ 33 33 ］ 。微型超级电容器面临的主要难点是直接与片上集成系统的工艺兼容性。目前来看，有效的处理方式是采用混合形式的微型超级电容器，在 图7 图7 （a）中使用叉指电极情况下，电解质是液态时，需封装在一个密闭的包装外壳里面；若为凝胶电解质，则不需要额外的封装。针对 图7 图7 （b）中的方案，需要使用更加复杂的结构将液态电解质封装在两个基板之间。尽管目前已经能够消除第二个基底，但该结构仍然需要进一步优化。同时，这种微型超级电容器设备具有大电容的主要原因之一是平行板间极小的间距，但这会增大漏电流，进而降低电压窗口，同时ESR也相对较大，进一步限制工作频率。文中涉及的微型超级电容器的主要电极材料和性能参数如 表1 表1 所示。 电极材料 电解质 主要工艺 电容密度/ 2 3.3　片上硅基3D电容 2 当前的研究热点仍是如何在有限的封装面积上同时获得高功率密度和高能量密度 ［ 40 40 ］ ，此外还需保证良好的电化学性能和抗过载能力。能量密度和功率密度是储能器件的两个重要参数。常规电池储能仅能保证较高的能量密度，却满足不了高功率密度，对于新型微型转换器件所要求的快速充放电、高能量密度、高功率密度、长循环使用寿命显然不符合要求。片上硅基3D电容器主要通过实现高深宽比（增加比表面积）和使用高介电常数的材料来增加容量从而实现高能量密度，同时减小电容器的漏电流。高导电、高能量/功率密度、低成本的电极材料能显著提高能量密度 ［ 41 41 ］ ，事实证明这方面的研究具有极大的发展前景。性能优异的硅电容器的极限工作温度可突破250 ℃，高电容集成密度达到500 nF·m -2 ，工作带宽可达60 GHz，同时保持极低的等效串联电阻（ESR）和等效串联电感（ESL），可靠性数倍优于MLCC。 利用三维结构高度空间优势的3D硅基电容器的主要制备流程如 图8 图8 所示：（1）掩膜光刻获得硅槽图案；（2）刻蚀技术获得不同深宽比结构的硅槽结构；（3）沉积电极材料及活性物质；（4）沉积导电金属铝作接触层。整个过程中，关键技术有磁控溅射技术、光刻技术、深硅刻蚀技术和介质薄膜沉积技术等。 完成三维微电极的制备后，需要对介质薄膜的微观结构进行观察分析，确定结构制备均匀且致密。 图9 图9 所示为ALD沉积氧化铝薄膜的微观形貌特征及不同深沟槽比率下介质膜厚度的制备情况，利用SEM扫描电子显微镜、椭偏移或台阶仪等设备进行表征。通过分析不同形貌特征下电容器的电化学性能，从而进一步确定出最佳工艺参数。 3 . 3 . 1　高深宽比MEMS电容器加工工艺及相关进展 3 制备基于三维结构的MEMS电容器，其核心工艺是刻蚀不同高深宽比的三维结构。常用方法分为湿法刻蚀和干法刻蚀两类。光刻技术是MEMS微纳加工技术与硅工艺相结合，用于制备大规模集成电路的关键技术 ［ 42 42 - 43 43 42-43 ］ 。其实质是将制作在掩模版上的图形精确复制到将要刻蚀和离子注入的硅基底上。类似于照相原理，半导体硅与光刻胶替换了照相机底片和感光涂层。刻蚀通常在光刻之后进行，并使用光致抗蚀剂或硬掩膜（如氧化物或氮化物层）来定义图案化的特征。 湿法刻蚀广泛应用于MEMS制造中的大间距刻蚀，通常利用各向同性的湿法刻蚀与干法刻蚀结合使用，进一步调整轮廓结构。干法刻蚀包括激光刻蚀 ［ 44 44 - 45 45 44-45 ］ ，反应离子刻蚀（Reaction Ion Etching， RIE）和深反应离子刻蚀（Deep Reaction Ion Etching， DRIE）。其中，激光刻蚀可以创建精确的高深宽比通孔，同时省去掩膜过程，所需通孔密度较低，相对于干法刻蚀技术具有明显的成本优势。不过，来自激光源的热量会导致可靠性和应力梯度下降，同时制备的三维结构需要清理碎屑。此时，激光脉冲和扫描速率决定了激光加工的图案化生产。骆公序 ［ 44 44 ］ 等开展紫外皮秒激光刻蚀体硅工艺的研究中，在600 µm×600 µm的界面上，获得了间距4 µm，深度为200 µm的三维结构。RIE通常涉及高密度等离子体源，如常用到的感应耦合等离子体（ICP） ［ 46 46 ］ 。通过产生反应性光子、电子、中性粒子或正离子以轰击表面原子，使材料离子发生溅射，从而达到刻蚀的目的。制备的关键要素是离子束刻蚀速率，需具备各向异性、高垂直度、高分辨率，刻蚀材料尺寸可小于0.01 µm。DRIE是一种在反应离子刻蚀的基础上，以SF 6 为刻蚀气体，C 4 F 8 作为钝化气体，通过刻蚀与钝化交替进行侧壁保护，实现硅深槽刻蚀的方法，具有非常高的刻蚀选择比，是MEMS加工工艺中最具特色的一项技术。Song ［ 39 39 ］ 等通过离子刻蚀形成的叉指式图案，形成的固态MSC具有3.31 mF·cm - 2 的超高面电容和16.55 F·cm - 3 的体电容，具有出色的容量保持率和循环性能。Wu ［ 38 38 ］ 等得到的微型超级电容器可提供80.7 mF·cm - 2 的面电容和17.9 F·cm - 3 的体电容。此外，具有比电解电容器更高的495 W·cm - 3 的功率密度以及与锂薄膜电池相当的2.5 mWh·cm - 3 的能量密度，同时保持出色的循环稳定性。 刻蚀出的三维深宽比结构需要结合后续沉积电极和镀膜工艺以制成最终的MEMS电容器，包括原子层沉积（ALD）、磁控溅射（MS）、化学气相沉积（CVD）、脉冲激光沉积（PLD）和AAO（阳极氧化铝）模板法 ［ 19 19 ］ 等。Han ［ 36 36 ］ 等制备了一种独特的纳米多孔阳极氧化铝（AAO）膜，该膜具有两套相互交叉且相互独立的三维纳米圆孔，和朝相反的平面开口，通过在两组孔内沉积碳纳米管，实现了3D纳米级叉指电极的新型静电电容器，最终获得接近超级电容器2 Wh·kg -1 的能量密度。Banerjee ［ 19 19 ］ 微型硅基电容器以获得高功率密度和高能量密度，同时保证良好的电化学性能和抗过载能力为最终目的，总体上科研学者及其团队围绕三个大方向进行深入研究。其一是在硅片上制作高深宽比的三维硅槽以增加电容器的表面积；其二是通过高介电常数的材料作为电容器的绝缘介质及功能薄膜来提高电容量，同时减少电容器漏电流；其三是制备高导电、高功率/能量密度、低成本的电极材料。 图10 图10 （a）演示了自下而上制造的连续、均匀且超薄的硫掺杂石墨烯（SG）膜的方法，该膜具有极高的体积比。最终，获得的全固态微型超级电容器表现出高度稳定的电容特性，在10 mV·s -1 扫速下电容密度高达582 F·cm -3 ，同时具有超快的频率响应（0.26 ms）和高功率密度（1 191 W·cm -3 ） ［ 48 48 ］ 。 图10 图10 （b）展示了基于垂直排列石墨烯（VG）纳米片的高功率密度微型电容器的构造。其中，VG电导率高达192 S·cm -1 ， 并实现了VG边缘与碳化硅基底的牢固结合，最终获得的基于石墨烯的超级电容器（VG-MSC）具有高电容面密度（7.3 mF·cm -2 ）和快速的频率响应（9 ms）。值得注意的是，VG-MSC在凝胶电解质和液态电解质中可以分别提供约15 W·cm -3 与61 W·cm -3 的高功率密度，进而验证了该生产工艺的可行性 ［ 49 49 ］ 。 显然相同尺寸下，三维结构所获表面积必定大于二维平面，其三维结构形式包括三维柱状、梳齿状 ［ 50 50 - 51 51 50-51 ］ 、深沟槽 ［ 52 52 ］ 、深孔 ［ 23 23 ］ 以及叉指式 ［ 53 53 ］ 等形式。文春明等 ［ 51 51 ］ 制备了齿宽25 µm的三维结构，其深宽比达到7.2，表面积增大8.38倍。王慧娟等 ［ 47 47 ］ 对硅基表面刻蚀三维图形，以形成稳定蜂窝结构的电容器，所制备的电容可增大至普通平面电容的10倍以上。 高介电常数的薄膜材料是制备出高能量密度电容器的关键，决定着微电极的储能性质。此外还需具备：与硅集成的介质具有较高的势垒宽度，这样在相同厚度薄膜下，高介电常数和势垒宽度的材料能更好地改善介电层的电化学性能；高温下不与硅表面反应，附着力良好且具备稳定的电化学特性；漏电流不宜过大等特点。常用的高介电常数材料有Al 2 O 3 、RuO 2 、HfO 2 与TiO 2 等。Bhanu等 ［ 54 54 ］ 通过掺杂Mg制备的ZrO 2 ，获得的薄膜介电系数高达28.9。此外，可通过改善沉积温度和退火工艺等手段或利用多原子化学式中的原子替换（沉积A位替换、B位替换）等其他方式获得更高的介电常数或击穿场强。陈杰等 ［ 55 55 ］ 通过在420 ℃的O 3 环境下退火，获得了0.7 V·nm -1 的击穿强度，相对介电常数达到8.7，与理论介电常数相近。吕雁慧等 ［ 56 56 ］ 利用Na + 和Bi + 对CaCu 3 Ti 4 O 12 进行A位替换，采用溶胶-凝胶法制备高介电常数的Na 0.5 Bi 0.5 Cu 3 Ti 4 O 12 薄膜作为MIS电容器介质层。Chew等 ［ 57 57 ］ 结合磁控溅射与500 ℃退火工艺获得的介电场强最高达10.60 MV·cm - 1 。 制约电极特性的瓶颈之一是较差的导电性和不可逆的法拉第反应对器件性能的消耗，目前，作为硅基电容器的电极需匹配工艺兼容，同时具备良好黏附性和导电性。电极材料主要分三大类 ［ 58 58 ］ ：一是碳材料，以活性炭 ［ 59 59 ］ 为代表的碳纳米管 ［ 60 60 ］ 、碳纳米线 ［ 26 26 ］ 、石墨烯 ［ 61 61 ］ 等材料；二是金属及金属化合物，金属电极材料主要包括Cu、Ni、Au、Ag、W和Pt等，而金属化合物以氧化锰 ［ 62 62 ］ 为代表的氧化钌 ［ 63 63 - 64 64 63-64 ］ 、氧化钴 ［ 65 65 ］ 、氢氧化铜 ［ 37 37 ］ 等材料；三是导电聚合物，以聚吡咯（PPy）为代表的聚苯胺、聚对苯及其衍生物。通常，为进一步提升电极材料的储能密度，科研人员将不同材料进行复合从而得到更优异的性能。穆继亮等 ［ 66 66 ］ 利用DRIE技术刻蚀出深宽比为32的三维结构，结合ALD制备金属钨薄膜电极，其电阻率可达到77 µΩ·cm，具有良好的电化学性能。其中，一些特殊的金属氧化物的电容量远远超过碳材料所制成的双电层电容器的容量，但由于此类材料具有较差的稳定性和比较短的循环寿命，常掺杂于其他材料之中，制成新型混合电极材料。Strambini等 ［ 23 23 ］ 采用电极层（TiN）和电介质层（Al 2 O 3 和HfAlO x ）的独特原子层沉积技术，获得了具有超高纵横比（100）的硅刻蚀深槽，其面电容可达1 μF·mm -2 ，能量和功率密度分别达到了1.7 μWh·cm -2 和566 W·mm -2 。Grigoras等 ［ 67 67 ］ 通过原子层沉积技术获得了纳米级多孔硅和TiN涂层的混合电极，其比电容为15 F·cm -3 ，能量密度为1.3 mWh·cm -3 ，功率密度最高可达214 W·cm -3 ，在水性和有机电解质中具有优异的润湿性和电化学特性，为集成和分立的片上硅基电容指明了方向。 4 总结与展望 1 随着电子产品集成化技术、高速信息处理技术、高频化技术与相关的极端微纳制造技术的稳步提高，以及对新型微电容器的片式化、微型化与可嵌入式便携化等需求的增大，电容器发展面临全新的挑战。从目前的发展趋势上看，现有的硅集成电路是朝着大力制造微纳米电子、生物传感器及其光电设备迈出的关键一步，因此下一代技术应该是将新型的微电容器构架与混合制造工艺相结合，并且电容器的性能要求有低压大电容、小型化、可嵌入、耐高温能力、低损耗与高可靠性等。微电容器在市场应用领域仍然占据着十分重要的角色，不过，短期内不可能出现完全替代某一种电容器的场景。目前，国内企业在扩大中低端产品的对外输出，以占领市场，同时重视技术创新、专利维护，大力开发高端电容器，满足国内市场需求。 新型微电容器的发展是蓬勃向上的，微能源器件的前景也是充满契机与挑战的。以硅为基底集成众多无源器件的微智能系统具有巨大的学术价值与商业价值，是未来研究的热点之一。相信在未来以硅基电容器为代表的微型化电容器件将更加深入全面地渗透到我们的日常生活中。 参考文献 XU J L ， LIU Y H ， GAO X ， et al .
