In particular， finite size effects and heterogeneities at the micro- to nano-scale significantly modify and even control their linear and nonlinear optical properties. Therefore， optical imaging and spectroscopy of the physical properties at their characteristic length scales are needed to understand and optimize the properties of the two-dimensional materials. In this regime， optical microscopy is one of the most widely applied and effective research techniques. In particular. nonlinear optical microscopy with a high signal-to-noise ratio and resolution under broadband response can effectively characterize the fundamental physical properties of two-dimensional materials， which plays a key role in the elementary research and applications of two-dimensional materials. In this paper， we review the progress of nonlinear optical microscopy in sensitively resolving layer number， crystal axes， grain boundaries， stacking orders， external coupling， etc.， in graphene， transition metal dichalcogenides， and their heterostructures. We discuss the technical challenges of nonlinear optical microscopy and provide a perspective on the future of the field. 二维材料 非线性光学 光学显微 two-dimensional materials nonlinear optics optical microscopy 1 引 言 1 2004年，Andre Geim和Konstantin Novoselov首次通过机械剥离的方式从块状石墨中制备了单个原子层厚度的石墨烯 ［ 1 1 ］ ，标志着以石墨烯为代表的二维材料的诞生。目前，二维材料已经涵盖了金属、半金属、半导体和绝缘体等多种类型。低维度为二维材料带来了区别于传统体材料的光学特性。例如，石墨烯独特的线性电子能带结构极大增强了宽光谱范围内光与元激发之间的相互作用 ［ 2 2 - 5 5 2-5 ］ ；二维半导体材料如过渡金属二硫属化物，由于更弱的介电屏蔽效应，其激子束缚能高达几百毫电子伏特 ［ 6 6 - 12 12 6-12 ］ ；即使在氮化硼等二维绝缘体内，声子极化激元也被高度局域并可以远距离传播 ［ 13 13 - 16 16 13-16 ］ 。二维材料的优异光学性质，结合其极高的比表面积，具备了超灵敏的可调控特性，对于光电子领域器件的集成化应用至关重要。 近十年来，二维材料的转移、堆叠和生长不断完善，已经可以像“搭积木”一样设计与制备具有不同光学性质的二维材料同/异质结，结合外界耦合操控，进一步丰富了二维材料的光物理内涵和潜在应用。其中，层数、晶轴、晶界、堆叠方式和外界耦合等是二维材料十分关键的物理参量，精确表征并加以精准操控，是二维材料研究的基础和核心。 上述二维材料参量可以使用透射电镜和扫描探针显微镜等手段进行表征 ［ 17 17 - 23 23 17-23 ］ 。这两种设备虽然可以提供极高的空间分辨率，但是样品的测试要求很高、通常较为昂贵、表征效率慢且容易损坏样品。另一方面，基于荧光和拉曼等光信号的共聚焦光学显微技术 ［ 24 24 - 28 28 24-28 ］ ，可以快速无损地表征二维材料，但是该类线性光学过程受限于光谱范围响应窄、适用材料少和信噪比低等因素，在二维材料光学显微的应用中还有所不足。非线性光学，作为研究材料中与激发光强度呈现非线性依赖光响应关系的领域，得益于丰富的光响应过程、大范围的光谱区间，以及更普适的产生机制，在二维材料光学显微中，对于层数、晶轴、晶界、堆叠方式和外界耦合等关键参量，可以在高的信噪比和分辨率下，实现高效表征和深入研究。此外，二维材料非线性光学效应具有波长依赖特性 ［ 29 29 - 31 31 29-31 ］ ，当激发光能量在MoS 2 材料A激子处发生双光子共振时，可以极大地增强SHG信号的强度 ［ 30 30 ］ ，因此还可使用非线性光学效应来研究二维材料的元激发等物理性质。 虽然非线性光学显微在二维材料中的应用仅有十余年，但是却获得了快速发展，并且很好地匹配了大多数光学表征需求，对于二维材料光学研究发挥了不可替代的作用。随着二维材料家族的不断丰富，生长和制备工艺的愈加复杂，以及器件结构和机制的持续创新，二维材料的非线性光学显微面临着新的挑战。本文详细介绍了近年来二维材料非线性光学显微的研究进展，在此基础上，进一步探讨了当前领域发展的难点和挑战。 2 工作原理 1 1961年，Peter Franken教授和他的合作者首次实验测到了二阶非线性光学效应 ［ 32 32 ］ ，至此带动了非线性光学领域的快速发展，在激光技术、光信息通讯和生物光学成像等诸多领域获得了重要应用。目前，非线性光学和二维材料的结合，也为二维材料的研究带来了新的机遇 ［ 2 2 ， 33 33 - 36 36 33-36 ］ 。 如 图1 图1 （a）所示，二维材料种类丰富，涵盖了绝缘体六方氮化硼（hBN）、半导体过渡金属二硫属化物（TMDs）和黑磷（BP）、半金属石墨烯等。作为原子级厚度的结构，二维材料非线性光响应相比传统体材料有一个巨大的优势，即不需要考虑相位匹配，这为二维材料非线性光响应带来了大范围的光谱区间，满足多元的测试场景和条件。所有二维材料都具有非线性光学效应，其中以三阶为代表的奇数阶非线性光响应广泛存在，而在电偶极矩近似下，偶数阶非线性光响应存在于中心反演破缺的材料系统中 ［ 37 37 - 38 38 37-38 ］ 。这种普适的产生机制，也为二维材料的非线性光学显微提供了应用基础。 更为重要的是，非线性光学包含了丰富的光响应过程（ 图1 图1 （b）），通常用公式 <math id="M1"><mi mathvariant="bold-italic">P</mi><mo>=</mo><msub><mrow><mi mathvariant="bold-italic">ε</mi></mrow><mrow><mn mathvariant="normal">0</mn></mrow></msub><msup><mrow><mi mathvariant="bold-italic">χ</mi></mrow><mrow><mo stretchy="false">(</mo><mn mathvariant="normal">1</mn><mo stretchy="false">)</mo></mrow></msup><mo>⋅</mo><mi mathvariant="bold-italic">E</mi><mo>+</mo><msub><mrow><mi mathvariant="bold-italic">ε</mi></mrow><mrow><mn mathvariant="normal">0</mn></mrow></msub><msup><mrow><mi mathvariant="bold-italic">χ</mi></mrow><mrow><mo stretchy="false">(</mo><mn mathvariant="normal">2</mn><mo stretchy="false">)</mo></mrow></msup><mo>:</mo><mi mathvariant="bold-italic">E</mi><mi mathvariant="bold-italic">E</mi><mo>+</mo><msub><mrow><mi>ε</mi></mrow><mrow><mn mathvariant="normal">0</mn></mrow></msub><msup><mrow><mi mathvariant="bold-italic">χ</mi></mrow><mrow><mo stretchy="false">(</mo><mn mathvariant="normal">3</mn><mo stretchy="false">)</mo></mrow></msup><mo>⋮</mo><mi mathvariant="bold-italic">E</mi><mi mathvariant="bold-italic">E</mi><mi mathvariant="bold-italic">E</mi><mo>+</mo><mo>…</mo></math> http://html.publish.founderss.cn/rc-pub/api/common/picture?pictureId=37126500&type= http://html.publish.founderss.cn/rc-pub/api/common/picture?pictureId=37126499&type= 71.79733276 4.91066647 ，来描述一个非线性的物质极化过程，其中电场项 E 对应入射光的电场， ε 0 是真空中介电常量， χ 为对应阶的极化系数。根据偏振极化公式中的非线性项可以推导出二阶非线性光学效应，如二倍频（SHG）、和频（SFG）、差频（DFG），三阶非线性效应，如三倍频（THG）和四波混频（FWM），以及更高阶的非线性过程。不同的非线性光信号往往可以在同一光激发下被探测到，这也为非线性光学显微提供了多维度的表征途径。作为最早出现的二维材料，石墨烯的SHG ［ 39 39 - 41 41 39-41 ］ 、THG ［ 2 2 ， 42 42 - 43 43 42-43 ］ 和FWM ［ 44 44 - 46 46 44-46 ］ 等非线性光学研究已经十分深入。其他二维材料的非线性光效应也得到了广泛的研究，例如hBN的SHG ［ 47 47 - 50 50 47-50 ］ 和THG ［ 51 51 ］ ，TMDs的SHG ［ 30 30 ， 48 48 ， 52 52 - 66 66 52-66 ］ 、SFG ［ 61 61 ］ 、THG ［ 60 60 ， 64 64 - 66 66 64-66 ］ 和FWM ［ 61 61 ， 67 67 ］ ，BP的THG ［ 68 68 - 70 70 68-70 ］ 、FWM ［ 71 71 ］ 、克尔效应（Kerr effect） ［ 72 72 ］ 和高次谐波（HHG） ［ 73 73 ］ ，另外还有反铁磁双层二维材料三碘化铬（CrI 3 ）的非互易二阶非线性光学效应 ［ 74 74 ］ 。 二维材料的非线性光学研究，既为非线性光学领域的发展带来了新的机制和内涵，也为二维材料提供了高效独特的研究手段。其中，基于非线性光学信号的光学显微技术则是快速无损表征二维材料众多物理参量的一种重要手段。 图1 图1 （c）是典型的共聚焦光学显微系统。首先，通过LED光源、透镜和CCD相机的组合，利用光学透镜使物体放大成像原理组成白光光学显微镜，得到微米尺度样品的显微图像，并与该系统得到的非线性光学显微图像进行原位的对比分析。其次，使用可调波长的激光器，利用二维材料非线性光学效应的波长依赖性 ［ 29 29 - 31 31 29-31 ］ ，深入研究非线性光学效应与二维材料激子共振的物理机制。更核心的是利用物镜可以高度聚焦脉冲激发非线性光响应，并且收集原路返回的非线性信号光，采用透镜-针孔-透镜组合，可以滤除杂散光，获得共聚焦信号。最后，利用光谱仪探测非线性光谱，结合扫描位移台，可以进一步实现光学显微成像功能。该系统对于二维材料非线性光学显微有两个明显优势：其一，采用共聚焦的激发探测方式，可以在很小的样品区域进行高强度激发和高效率收集，显著提升空间分辨率和非线性效率；其二，基于样品扫描，可以对整个样品区域显微成像，有助于进行不同区域的对比性分析和类似区域的协同性研究。 基于非线性光学显微技术，近年来二维材料的层数、晶轴、晶界、堆叠和外界耦合等方面都得到了有效表征和深入研究。 3 二维材料非线性光响应的层数依赖 1 二维材料作为层状材料，层数是它基于维度最基本也是最典型的特征。不同层数的同种二维材料会体现出截然不同的光学性质。通过非线性光学显微的技术判断和分析层数，在二维材料的实际研究中得到了迅速发展，已经成为十分重要的技术手段。 3.1　二阶非线性光响应的层数依赖 2 通过原子力显微镜（Atomic Force Microscope， AFM）可以有效地表征二维材料的层数，但是扫描范围不大，且容易对样品造成损伤。此外，对于样品和衬底之间存在间隙的情况，AFM形貌表征存在不确定性。 图2 图2 （a）是2H模式堆叠的MoS 2 薄层的AFM图像，通过AFM测试MoS 2 相对于衬底的厚度可以确定MoS 2 的层数， 图2 图2 （b）的虚框是 图2 图2 （a）相同区域MoS 2 的SHG显微图像，泵浦激光波长为800 nm。颜色越亮表示SHG强度越强，双层（2L）-MoS 2 区域没有检测到SHG信号， 图2 图2 （c）是 图2 图2 （b）中所示黄线处从左到右的SHG强度分布，1L-MoS 2 的SHG信号比3L-MoS 2 的强，2L-MoS 2 由于中心反演对称性只有极弱的SHG信号 ［ 52 52 ］ 。此工作利用飞秒脉冲激光研究了少层MoS 2 材料的二阶非线性效应，奇数层MoS 2 中观察到了很强的SHG信号，偶数层MoS 2 中则没有SHG，这显示了SHG随着层数的显著依赖性。结合二次谐波非线性显微，可以清晰地表征少层MoS 2 的层数特征 ［ 53 53 ， 75 75 - 77 77 75-77 ］ ，也为二维材料中心反演对称性的确定提供了直接证据 ［ 78 78 - 79 79 78-79 ］ 。 1;2; 进一步，还可以结合SHG和SFG等多种非线性光学显微，加深对于层数依赖关系的理解。 图2 图2 （d）是MoS 2 的SHG显微成像， 图2 图2 （e）是SFG的显微成像。由于都是二阶非线性光响应，偶数层依然没有明显的SHG信号。在SHG 显微成像中，和文献［ 52 52 ］报道一致，三层比一层的强度弱，然而，在SFG的显微成像中，一层的强度更弱 ［ 61 61 ， 81 81 ］ 。通过多种非线性光学显微的对比研究，可以非常有效地揭示一些容易忽视的现象，这也为认识不同层数能带结构对非线性响应的影响提供了很好的切入点。 对于绝缘体hBN， 图2 图2 （f）显示了少层hBN的SHG强度以及表面非线性极化率的层数依赖关系， 图2 图2 （g）提供了非常简单定性的解释：hBN的各层近似为薄片，并假设在每层的中心产生极化。连续层之间的晶向交替也导致了每层二阶非线性极化率的交替改变，因此，虽然hBN的奇数层是中心反演对称破缺，偶数层的二阶非线性极化效应却会相互抵消 ［ 48 48 ］ 。针对 图2 图2 （h）中白光照片所示的hBN厚层， 图2 图2 （i）也可以通过SHG光学显微判断不同区域的奇偶层数 ［ 49 49 ］ 。这说明即使对于厚层的二维绝缘材料，SHG光学显微依然可以作为二维材料层数研究的有效手段。 通常来说，单层二维材料如果是中心反演对称，那么其堆叠结构往往不存在二阶非线性光效应。 图2 图2 （j）是二硫化铼（ReS 2 ）的白光显微图，作为区别于MoS 2 的二维过渡金属硫化物，其单层为中心反演对称，不具有SHG，但是 图2 图2 （k）的ReS 2 的SHG显微成像，展示了7L-ReS 2 具有极弱的SHG信号，而作为偶数层的2，4，6，12层，都具有较强的SHG信号，而且随着层数的增加，SHG信号的强度也在增加。 图2 图2 （l）进一步统计了实验测量的ReS 2 层数依赖的SHG强度 ［ 80 80 ］ 。基于二次谐波非线性光学显微，该工作揭示了ReS 2 中与MoS 2 截然不同的SHG层数依赖性，其奇数层具有中心反演对称性，而偶数层则由于强层间耦合打破了中心反演对称，产生了明显的SHG极化。 3.2　三阶非线性光响应的层数依赖 2 二阶非线性光响应极大依赖于材料的中心反演破缺，无法有效探测中心反演对称的二维材料。三阶非线性光响应普遍存在于各种材料中，且在不考虑层数对电子能带和光学吸收等因素影响的情况下，随着层数的增加，三阶非线性光学极化率也近似呈线性增加，进而可以利用三阶非线性光强度来指认二维材料的层数，这为二维材料的光学表征提供了支撑。 图3 图3 （a）是机械剥离的少层石墨烯的白光光学显微图， 图3 图3 （b）是对应的THG显微光学成像，证明了不同层数的石墨烯具有高对比度的THG信号，可以快速准确地表征石墨烯。该实验首次使用1.55 μm通信波段的激发波长对石墨烯进行THG显微成像研究，在电信领域和信号处理中具有重要意义 ［ 43 43 ， 84 84 ］ 。 图3 图3 （c）计算了THG的层数依赖曲线，理想情况下， N 层和单层信号的THG信号强度比应该是 N 2 ，例如对于双层石墨烯，该比值应该等于4。然而，石墨烯的光学吸收率与层数呈正相关 ［ 85 85 ］ ，石墨烯层数越多，光学吸收率越高，因此对于更多层数的石墨烯，其吸收对于输入和输出信号的影响变得更明显。如 图3 图3 （c）所示，石墨烯的THG信号强度最初随着层数的增加而增加，在约20层石墨烯处，THG信号达到最大，然后随层数的增加开始饱和 ［ 82 82 ］ 。 对于半导体MoS 2 薄层（ 图3 图3 （d）），对应的THG显微光学成像提供对比度非常高的层数信息（ 图3 图3 （e）），证明THG与MoS 2 层数的正相关依赖 ［ 60 60 ， 64 64 ］ 。白光显微图中难以识别的层数差异以及薄层边界，在THG光学显微中都得到了非常好的指认 ［ 86 86 ］ 。另一方面，以hBN为代表的二维绝缘材料往往因为光学吸收极弱，在显微镜下难以被识别。 图3 图3 （f）是hBN薄片的光学显微成像，图中标记的数字对应以纳米为单位的薄片厚度， 图3 图3 （g）是对应区域的THG显微成像 ［ 51 51 ］ 。根据hBN的THG显微成像，即使是少层区域，也有较明显的THG信号，这为hBN少层样品的判断提供了有效手段。 三阶非线性效应还包含四波混频（Four-wave Mixing， FWM） ［ 87 87 ］ ，FWM包含的非线性光学过程相比THG更加丰富，也能提供更多有关材料本身的物性信息。 图3 图3 （h）给出了MoTe 2 的白光图像，其中的对应区域标注了层数， 图3 图3 （i）是该样品的FWM显微成像，清晰显示了MoTe 2 的FWM强度与层数的依赖关系 ［ 83 83 ］ 。层数越厚，FWM强度越大，可以用于快速有效识别MoTe 2 的层数。 4 晶轴和晶界的非线性光显微 1 二维材料晶向的分析，是开展偏振光响应 ［ 88 88 ］ 、层间耦合 ［ 89 89 - 90 90 89-90 ］ 和材料生长 ［ 91 91 - 94 94 91-94 ］ 等研究的重要基础。目前，在堆叠二维材料中，层间的晶轴夹角会直接影响莫尔条纹、层间激子和电子能带等。同时，由于晶轴的取向不一致，在同一个样品内部的不同晶畴间也极有可能形成晶界。二阶非线性光响应极大依赖于晶体的对称性 ［ 31 31 ， 95 95 ］ ，可以精确分析晶体结构，因此，非线性光学显微目前已经是快速无损研究二维材料晶轴和晶界最有效的手段。 4.1　晶轴的非线性光学显微 2 结合线偏振激发和与之平行（垂直）的检偏探测二维材料的SHG，可以精准无损标定晶轴方向 ［ 52 52 - 53 53 52-53 ， 96 96 ］ 。 图4 图4 （a）是在极坐标系下表示的单层MoS 2 的SHG偏振模式，其中点代表实验数据，实线是拟合的理论曲线， θ 表示入射光的偏振方向与晶体镜面轴的夹角。根据理论推导，可以得到出射SHG强度 I 与不同入射光偏振方向的夹角θ之间的关系为： <math id="M2"><msub><mrow><mi>I</mi></mrow><mrow><mo stretchy="false">∥</mo></mrow></msub><mo>=</mo><msub><mrow><mi>I</mi></mrow><mrow><mn mathvariant="normal">0</mn></mrow></msub><mi mathvariant="normal">c</mi><mi mathvariant="normal">o</mi><msup><mrow><mi mathvariant="normal">s</mi></mrow><mrow><mn mathvariant="normal">2</mn></mrow></msup><mo stretchy="false">(</mo><mn mathvariant="normal">3</mn><mi>θ</mi><mo stretchy="false">)</mo><mo>,</mo><msub><mrow><mi>I</mi></mrow><mrow><mo>⊥</mo></mrow></msub><mo>=</mo><msub><mrow><mi>I</mi></mrow><mrow><mn mathvariant="normal">0</mn></mrow></msub><mi mathvariant="normal">s</mi><mi mathvariant="normal">i</mi><msup><mrow><mi mathvariant="normal">n</mi></mrow><mrow><mn mathvariant="normal">2</mn></mrow></msup><mo stretchy="false">(</mo><mn mathvariant="normal">3</mn><mi>θ</mi><mo stretchy="false">)</mo></math> http://html.publish.founderss.cn/rc-pub/api/common/picture?pictureId=37126523&type= http://html.publish.founderss.cn/rc-pub/api/common/picture?pictureId=37126521&type= 49.61466980 4.65666676 ，式中 I 的下标∥与⊥分别对应检偏器与入射光偏振方向间平行或是垂直 ［ 48 48 ］ 。 根据上述理论，在同样的偏振激发和探测组合下，不同晶向方向的二维材料会体现不同的SHG强度。 图4 图4 （b）是化学气相沉积（Chemical Vaporated Deposition， CVD）生长的单层MoS 2 的光学显微图像，图中MoS 2 的光学对比度相同，并且所有的边缘几乎都是直的，这种三角形是MoS 2 晶格具有三重旋转对称性的表现。虽然在光学显微镜下MoS 2 样品表现出均匀的对比度，但是，同一区域的SHG显微图像显示该区域由不同方向的三角形晶畴组成（ 图4 图4 （c）），它们之间存在锐利的边界。通过测量SHG各向异性偏振模式，可以确定晶畴在实验室坐标中相对于激光偏振的晶格取向，如 图4 图4 （d）所示，在单个三角形MoS 2 晶畴的SHG显微图像中，可以获得晶轴方向和晶畴边缘之间的夹角，用α表示，测量不确定为±0.5° ［ 97 97 ］ 。该方法可以非常快速地揭示晶畴之间晶向的差异性，也能精准地定位晶向的角度。 结合对二维材料晶向的分析，SHG非线性光学显微对研究不同手性的纳米卷和纳米管也发挥了很好的作用。 图4 图4 （e）是制备的单层MoS 2 材料，其边缘部分卷曲成了准一维的纳米卷。基于60°顶角和三角形边缘的锐度，可以确定MoS 2 样品为Mo原子锯齿形边缘结构 ［ 98 98 ］ 。再结合偏振分辨的SHG探测，可以精确定位晶轴取向，因此，获得的原子结构示意图绘制在MoS 2 白光显微图上，边缘处的纳米卷结构也可结合不同卷曲方向进行判断。虚框区域的SHG光学显微图像如 图4 图4 （f）所示，入射激光偏振和检偏方向显示在图中（ E in （ ω ）和 E out （2 ω ））。在MoS 2 平坦区域观察到均匀的SHG信号，而在纳米卷NS1和NS2处，SHG信号明显强于单层区域，并且卷曲方向不同的纳米卷的SHG信号强度存在明显的手性依赖关系。因此，MoS 2 纳米卷和纳米管在偏振分辨SHG显微图像中显示出更低的对称性和更强的手性依赖性，这对于设计一维非线性光电器件提供了新思路 ［ 99 99 - 100 100 99-100 ］ 。 4.2　晶界的非线性光学显微 2 透射电子显微镜（Transmission Electron Microscope， TEM）被广泛用于具有高空间分辨要求的晶体研究。通过具有原子级分辨率的环形暗场扫描透射电子显微镜（ADF-STEM）可以清晰表征CVD生长的单层石墨烯内部的晶界和缺陷，如图 5 5 （a）和 5 5 （b）所示（彩图见期刊电子版）。由于缺陷的存在，单层石墨烯的两个晶畴在交界处呈现出27°的旋转角，边界处的缺陷呈现出五边形（蓝色）、扭转的六边形（绿色）和七边形（红色）3种状态 ［ 101 101 ］ 。然而，在二维材料中，尽管TEM提供了高度准确的晶体取向信息和原子级分辨率，但该方法不适合快速无损的大面积表征。 1;2; 与之对应的是SHG光学显微技术，可以进行快速无损的大面积表征，并且非常清晰地识别和表征边界和晶界 ［102］ 。 图5 图5 （c）通过SHG光学显微研究单层MoS 2 ，发现边界处的SHG强度与主体的SHG强度有明显的差别，该工作还得到边界处SHG的强度与激发光波长有关的结论 ［ 103 103 ］ 。SHG光学显微可以在白光显微图的基础上，为二维材料的边界识别带来额外信息，而对于晶界的识别就更为重要，已经成为目前主流的表征方法 ［ 65 65 ，104］ 。 图 5 5 （d）和 5 5 （e）分别描述了具有相同或不同类型边缘的晶界处的两种 SHG 干涉的情况。浅蓝色和浅红色的阴影三角形代表了边界两侧的两个晶畴。蓝色和红色箭头标记了两种晶粒的相同类型的扶手椅方向（从S指向Mo位点）。箭头可以指向或远离边缘，具体取决于边缘类型。当两个晶畴具有相同或不同的锯齿形边缘时，它们的扶手椅方向的相对取向分别如 图5 图5 （d）或5（e）所示。黑色虚线表示SHG的输入和输出光束的相应偏振方向，来自两个晶畴的信号沿着该方向在边界处干涉相消。因此，可以采用合适的偏振激发和检测，利用相邻晶畴之间的SHG干涉带来的强度变化来确定晶界。 图5 图5 （f）对应于 图5 图5 （d）的干涉原理，揭示了非常清晰的晶界。相对来说， 图5 图5 （g）因为选择了与 图5 图5 （f）垂直方向的偏振，故晶界在SHG光学显微图中的对比度无法体现 ［104］ 。 通过线偏振光的SHG来确定晶界位置依赖于入射光的偏振方向，使用圆偏振光激发则可以避免这一问题。图 5 5 （h）和 5 5 （k）展示了使用圆偏振光激发SHG来确定晶界位置的优势。 图5 图5 （h）描述了能谷对应的SHG圆偏光选择定则，仅有特定自旋方向的圆偏光能够激发对应能谷产生相反方向的SHG圆偏振光信号。根据这一原理，使用圆偏振光激发CVD生长的MoS 2 得到了对应的SHG显微成像 图5 图5 （k），并与线偏光激发的SHG显微成像 图5 图5 （j）进行对比，结果表明旋光激发的SHG信号仅在晶界处减弱，而每个晶畴上的强度基本一致。这是由于不同晶轴方向激发的SHG旋光仅在相位上存在差异，在边界处不同相位的SHG旋光信号间发生干涉相消，降低了合成后的SHG强度，而各个晶畴内的SHG并不会发生相消的过程，因此强度基本一致 ［ 105 105 ］ 。 结合暗场模式，SHG光学显微成像对于晶界和边界的识别更加明显。如 图5 图5 （l）所示，CVD生长的单层MoSe 2 在晶界和边界处有明显的SHG增强，图中白色虚线对应的SHG强度变化显示在晶界和边界处，对应两个强度极大值 ［ 106 106 ］ 。 上述明场和暗场的SHG非线性光学显微结果说明，即使是只有纳米尺度宽的晶界，通过SHG光学显微可以进行高对比度的表征。该技术快速无损且适合大面积的二维材料表征，对于当前CVD生长领域的样品生长反馈机制提供了重要支持。 5 堆叠结构的非线性光学显微 1 堆叠是丰富二维材料光学性质的重要途径，层间转角和层间耦合都对堆叠而成的同/异质结产生了决定性的作用。二维材料本身具有多样的堆叠结构，例如MoS 2 有1T，2H和3R的堆叠方式，三层石墨烯常见有ABA和ABC两种堆叠结构。随着二维材料转移技术的发展，目前人工堆叠成为制备二维材料最灵活的途径，极大丰富了二维材料的光学性质 ［ 107 107 - 108 108 107-108 ］ 。与此同时，对堆叠的二维材料进行光学显微表征，有助于解析层间转角和层间耦合，是目前研究堆叠结构的常用手段。 5.1　同质结的非线性光学显微 2 MoS 2 在自然界中主要以辉钼矿存在，并且其多型的形成和温度有很大关系。 图6 图6 （a）给出了MoS 2 的3种多型：2H（六角对称，每两层为一个重复单元，三角棱柱型单层堆叠），3R（菱面体对称，每三层为一个重复单元，三角棱柱型单层堆叠）和1T（四方对称，每一层为一个重复单元，八面体型单层堆叠） ［ 109 109 ］ 。 图6 图6 （b）中的薄层MoS 2 为2H堆叠，因此单层和三层都是中心反演对称性破缺的结构，都具有很强的SHG ［ 107 107 ， 110 110 ］ 。 1;2; 理论上，人工制备可以获得任意堆叠结构的双层MoS 2 。在 图6 图6 （b）中，存在基于单层的折叠双层结构A，B和C。这3个区域的SHG非线性光学显微显示了巨大的强度差异，根据SHG获得的晶轴方向，可以得到区域A（B）是一个类似于2H（3R）堆叠的双层，而区域C是一个上下层晶轴夹角随机堆叠的结构 ［ 110 110 ］ 。 图6 图6 （c）展示了一系列堆叠角度为0~60°之间的双层二硫化钼的白光显微图， 图6 图6 （d）对应于不同堆叠角度的双层二硫化钼的SHG显微图像。很明显，双层区域的SHG强度随堆叠角度而发生显著变化。不同单层MoS 2 的SHG强度基本相同，但是双层MoS 2 的SHG信号强度在堆叠角度为0°时完全增强，在堆叠角度为60°完全衰减。所以，可以通过双层MoS 2 的SHG信号强度的变化来确定双层MoS 2 堆叠同质结的层间转角 ［ 111 111 - 113 113 111-113 ］ 。 对于绝缘体hBN和半金属石墨烯，SHG光学显微手段来研究堆叠结构一样有效 ［ 114 114 - 115 115 114-115 ］ 。 图6 图6 （e）左侧分别为hBN的AB（上方）和AA'（下方）两种堆叠结构，中间图为AB和AA'堆叠的双层hBN的暗场TEM图像，右图是同一区域的SHG显微图像。两块hBN由于不同的堆叠方式导致不同的中心反演对称性，从而产生了不同的SHG强度。上面的hBN的中心反演对称破缺，因此表现出很强的SHG强度，而下方的hBN存在中心反演对称，因此SHG强度很弱 ［ 47 47 ］ 。三层石墨烯通常存在ABA和ABC两类堆叠方式。采用SHG显微成像，在 图6 图6 （f）中可以很清晰地发现，石墨烯的ABA和ABC堆叠方式具有明显的SHG强度差异 ［ 40 40 ］ 。这是因为ABC堆叠的三层石墨烯保持了中心反演对称性，SHG效应极弱，而ABA堆叠结构打破了中心反演对称性，从而产生较强的SHG信号。因此，SHG显微成像可以有效区分三层石墨烯的堆叠方式。 5.2　异质结的非线性光学显微 2 二维材料中，最为普遍的堆叠结构往往由不同材料堆叠而成，即为异质结。 图7 图7 （a）是具有近 60° 角度对准晶轴的WSe 2 /MoSe 2 异质结光学显微镜图像，白色实线标记了WSe 2 和MoSe 2 重叠成异质结的区域。MoSe 2 和WSe 2 单层的偏振分辨SHG强度如 图7 图7 （b）所示，图中可以确定单层的扶手椅方向，这说明两层二维材料的晶轴彼此平行。通过拟合可以得到两层材料的堆叠角度是（6±1）°或者（54±1）°，无法明确是AA还是AB堆叠。由于单层SHG强度测量的相位不敏感，所以进一步获得异质结区域的SHG显微成像，如 图7 图7 （c）所示，可以观察到异质结区域的SHG信号明显比单层的SHG信号弱很多。这表明异质结的堆叠角度接近60°，样品具有类似AB的堆叠方式，相对角度为（54±1）° ［ 116 116 ］ 。这一工作通过SHG显微成像最终确定了异质结的堆叠角度，尤其是有助于判断异质结的AA和AB堆叠。另外，在MoS 2 ，MoTe 2 等TMDCs材料堆叠成的异质结中，一个重要过程是层间电荷转移，这是研究异质结光电特性的基础，基于层间电荷分布的飞秒瞬态吸收 ［ 118 118 - 120 120 118-120 ］ 和稳态光学光谱测量 ［ 121 121 - 122 122 121-122 ］ 等实验技术已经实现了层间电荷转移的探测，但是这些测量都是基于载流子群体运动的检测。利用SHG可以通过直接探测TMDCs异质结中由电荷转移形成的内建电场来探测电荷转移过程 ［ 123 123 ］ ，SHG信号的探测为TMDCs异质结中层间电荷转移提供了明确的证据，是一种以高时间分辨率研究二维材料中电荷转移和感应电场的全光学方法。 除了纵向堆叠的异质结，横向的二维材料异质结目前也受到了广泛的关注。偏振分辨SHG显微成像对二维材料的晶轴取向和晶界敏感，可以很好地应用到二维材料横向异质结生长过程的表征中。图 7 7 （d）~ 7 7 （g）是WSe 2 -MoS 2 多个晶畴组成的横向异质结的SHG显微成像，依次对应于检偏方向和激发偏振垂直和平行的SHG，总的SHG以及晶轴取向。从中可以看出，这些晶畴存在不同取向时，SHG强度也存在一定的差别。然而， 图7 图7 （g）中虽然晶粒具有不同的取向，但是外延生长的MoS 2 依然遵循内部WSe 2 的取向，该结果表明MoS 2 的生长是通过WSe 2 边缘的外延发生的 ［ 117 117 ］ 。因此，偏振分辨SHG显微成像为横向异质结的外延生长提供了一种精确的观察手段，有利于控制异质结的外延生长，以使横向异质结的晶界具有原子级的确定性。 除了SHG显微，在二维材料的堆叠研究中，还可以结合其他非线性光学显微协同分析。MoS 2 /graphene作为典型的异质结，具有出色的电学和光学性能 ［ 124 124 - 125 125 124-125 ］ 。图 7 7 （h）~ 7 7 （k）依次是MoS 2 /graphene异质结的白光显微图及SHG/SFG/FWM显微图。其中，MoS 2 为单层，石墨烯为双层，各个区域由虚线标记。单层MoS 2 区域的SHG和SFG的强度都很高而且比较均匀，而在MoS 2 和石墨烯的堆叠区域观察到的SHG和SFG强度都比较低，仅为单层MoS 2 对应信号强度的一半左右，这揭示了异质结区域很强的层间耦合作用。此外，在石墨烯区域观察到的弱“SHG和SFG信号”实际是飞秒泵浦激光入射石墨烯后诱导出的非线性宽带光致发光信号，该信号是由激光激发后数十飞秒内光生载流子之间的快速散射产生的广泛分布的非平衡电子和空穴的辐射复合引起的 ［ 61 61 ］ 。SHG和SFG均是二阶非线性光学过程，但是由于激发的光子能量不同，SHG和SFG信号的强度不同。由于单层MoS 2 的三阶非线性极化率相比石墨烯而言可以忽略不计，单层MoS 2 的FWM信号强度比石墨烯弱得多，因此异质结区域的FWM信号强度和双层石墨烯的FWM信号强度相似 ［ 61 61 ］ 。将SHG，SFG和FWM等几种非线性效应结合，实现了一种多模态非线性显微成像方法，不仅可以快速评估晶体质量和精准确定二维材料的奇偶层，而且可以原位监测异质结的层间耦合程度，实现了对二维材料异质结较为全面的无损光学表征。 6 外界耦合下的非线性光学显微 1 相较于体材料，二维材料同时暴露于材料两侧的介质中，具有极高的比表面积，因此极易受到外界环境的影响，进而改变各种材料的物性。将非线性光学显微技术与外界耦合手段相结合，可以利用外界耦合手段对非线性光学响应进行调制，反之也可以利用非线性光学显微技术研究在外界耦合下材料物性的变化及其物理机制。 6.1　外场调控下二维材料的非线性光学显微 2 二维材料在外界调控作用下，对称性有时会发生改变，进而显著影响非线性光学响应；同理，利用非线性光学响应也可以探测二维材料在外界调控下的变化。然而，由于外界调控手段以及材料对称性改变通常在空间中具有非均匀性，因此需要开展非线性光学显微研究。 改变二维材料对称性最常用的方法就是对二维材料施加应力 ［ 126 126 ］ 。如 图8 图8 （a）所示，将MoS 2 通过干法转移到柔性衬底上，并由线性电动位移台控制柔性衬底两端距离，MoS 2 会出现不同的弯曲应变。 图8 图8 （b）显示了MoS 2 SHG信号的层数依赖性，其中双层MoS 2 由于具备中心反演对称性，几乎没有SHG信号。在对MoS 2 施加一定的应变后，MoS 2 的晶格发生形变，打破了单层MoS 2 的D 3h 对称性，导致SHG偏振图样中的六度对称性退化为二度对称性，如 图8 图8 （c）所示。基于该SHG偏振图样的变化，原理上可以使用SHG探测二维材料中的应变，提取空间分辨率低于光学衍射极限的完整应变张量，进而对不均匀应变样品中的二维应变场进行高效快速成像。但是，该文章没有对应变之后的MoS 2 进行SHG显微成像，因此无法确定弯曲应变对双层MoS 2 对称性的影响 ［ 126 126 ］ 。 1;2; 部分二维材料在外界调控下会发生结构相变，导致非线性光学响应的显著改变 ［ 127 127 - 128 128 127-128 ］ 。在参考文献［ 127 127 ］中，通过离子液体施加静电掺杂调制MoTe 2 的相变，进而调控MoTe 2 的SHG强度。如图 8 8 （d）~ 8 8 （e）所示，离子液体在栅极偏压下提供静电掺杂，使得单层MoTe 2 发生1H相和1T'相之间的相变。在零偏压下（ 图8 图8 （f）），1H相单层MoTe 2 的SHG信号很强，而2H相双层MoTe 2 的SHG强度可以忽略不计，因为偶数层2H堆叠具有中心反演对称性。而在4.2 V偏压下（ 图8 图8 （g）），MoTe 2 发生从1H相到1T'相的转变，单层MoTe 2 的SHG信号强度几乎消失，而双层MoTe 2 仍具有很强的SHG信号。MoTe 2 在外界静电掺杂调制下发生相变，在较早的参考文献［ 128 128 ］中已有详细研究。图 8 8 （h）~ 8 8 （k）显示了不同偏置电压下MoTe 2 SHG的显微图像，证明了MoTe 2 由2H相向1T'相的转变是渐变的，在相变过程中，SHG信号的强度是逐渐发生变化的。 除结构相变之外，其他相变，如磁序相变，也会导致非线性光学响应的显著改变，因此反过来也可以利用非线性光学效应来研究二维材料中的磁序相变等物理过程 ［ 74 74 ］ 。其中，双层CrI 3 的晶体结构如图 8 8 （l）和 8 8 （m）所示，晶体结构具有中心反演对称性。但当双层CrI 3 处于反铁磁序时，空间反演操作（r→-r）或时间反演操作（t→-t）会将一种层状反铁磁序转换为另一种层状反铁磁序，如 图8 图8 （n）所示，在考虑磁结构后中心反演对称性破缺了，因此存在SHG信号。当双层CrI 3 处于铁磁序时，中心反演对称性仍然存在，因此不存在SHG信号。这一特性也在对双层CrI 3 在不同温度和外界磁场下的SHG光学显微成像数据中被证实，如图 8 8 （o）~ 8 8 （r）所示。在50 K下，高于双层CrI 3 的尼尔温度（约40 K）时没有观察到SHG信号（ 图8 图8 （p））。当样品在零磁场下冷却至5 K时，形成层状反铁磁序，因此出现了强烈且均匀的SHG信号（ 图8 图8 （q））；但当外加磁场时，来自双层CrI 3 的SHG信号在 - 1 T的磁场中消失（ 图8 图8 （r）），此时CrI 3 具有铁磁性。该结果证实SHG是一种对微观磁序具有高度敏感性的探测手段，并通过SHG光学显微验证了双层CrI 3 中反铁磁序导致的非互易 SHG与温度和面外磁场间的关系。 6.2　等离激元耦合二维材料的非线性光学显微 2 除了上述常见的外界耦合调控手段，还可以结合人工微纳结构进一步调控二维材料中的非线性光学响应。通过人工设计，微纳结构特定区域在特定频率下的电磁场会被等离激元等激发显著增强，因此产生Purcell效应进而影响二维材料的非线性光学响应。 在参考文献［ 129 129 ］中，将CVD制备的单层WSe 2 通过湿法转移至厚度为150 nm，20 nm宽的金沟槽和金薄膜的金衬底上（见 图9 图9 （a））。当垂直于该方向偏振的泵浦激光激发沟槽内的等离激元时，相比于蓝宝石衬底上的WSe 2 ，金沟槽上的WSe 2 的SHG信号强度增强了约7 000倍，在SHG图像上表现出明亮的SHG条纹（见 图9 图9 （b）），条纹位置对应于金沟槽。当泵浦激光沿平行于金沟槽的方向偏振时，不会激发等离激元，来自金沟槽区域WSe 2 的SHG信号显著降低，与无金沟槽情形的SHG信号几乎相同，如 图9 图9 （c）所示。因此，可以通过调整泵浦激光的偏振方向打开或者关闭金沟槽的等离激元，调谐WSe 2 的SHG信号强度。 参考文献［ 130 130 ］进一步尝试使用银纳米线来验证等离激元在单层CVD MoS 2 中激发SHG信号的可行性。使用激光远程激发的表面等离极化激元（SPPs）在单个银纳米线-单层二硫化钼耦合系统中产生轴向准直而横向发散的二次谐波（SH），耦合系统示意图如 图9 图9 （d）所示。 图9 图9 （e）展示了银纳米线-单层二硫化钼耦合系统的光学显微图像，使用飞秒激光聚焦在银纳米线远离MoS 2 的端点，可以观察到另一端发光，说明SPPs在银纳米线中传播（见 图9 图9 （f））。当对银纳米线上产生SHG的SPPs进行直接成像，SHG信号仅来自银纳米线和MoS 2 相重叠的区域，说明银纳米线和二硫化钼耦合系统中SHG是由银纳米线中传播的SPPs所激发的。 更复杂的超表面结构也可被应用于调控二维材料的非线性光学效应。参考文献［ 131 131 ］中依靠MoS 2 在可见光和近红外光光谱区域具有低光学损耗的特性，制备了基于MoS 2 的超表面。通过控制截断圆锥的几何尺寸，可以调控超表面的诱导共振，从而调控超表面的SHG和THG信号，如 图9 图9 （h）所示。 图9 图9 （i）为THG光学显微成像，该超表面的THG信号得到了显著增强，远高于来自衬底的背景信号。 图9 图9 （j）为SHG光学显微成像，超表面的SHG信号也比衬底背景信号强。实验验证了由TMDCs材料制备的超表面能够增强SHG和THG信号，进一步分析指出超表面的SHG源于元原子顶部和底部的MoS 2 的不对称导致的中心反演对称性破缺。 7 高空间分辨的非线性光学显微 1 目前，非线性光学显微在二维材料层数、晶轴、晶界、堆叠和外界耦合等方面的研究中体现出巨大的优势。然而，光学显微本身就是一个追求空间分辨的过程，大多数二维材料的非线性光学显微仍然在远场光学的研究范围内，无法突破光学衍射极限 ［ 132 132 ］ ，其对应的空间分辨率和波长尺度相当。因此，难以满足一些纳米尺度空间分辨的非线性光学显微，例如，纳米尺度的缺陷、晶界和边界等区域的非线性光学响应。虽然已经有部分非线性光学显微研究是关于这三者的 ［ 97 97 ， 103 103 -104， 106 106 ］ ，但是并没有能力只针对这三者非线性光响应进行纳米尺度探测。 当前，突破光学衍射极限的二维材料非线性光学显微，最有效的手段是在现有研究技术基础上，利用扫描探针尖端增强二维材料在纳米尺度的非线性光响应，这包含了等离激元纳米聚焦技术 ［ 133 133 ］ 和针尖增强光散射技术 ［ 134 134 - 135 135 134-135 ］ 。前者是利用针尖上的微尺度光栅将自由光转换成等离激元，并会聚在尖端处产生高度局域的纳米光源，以此激发纳米尺度光响应，这是一种远场背景很弱的近场光学探测。后者是采用类似于针尖增强拉曼散射的原理，利用针尖和样品之间形成的纳米微腔共振增强局域光场，进而实现针尖下近场光信号的探测，但是这一技术无法避免远场背景的存在。 图10 图10 （a）是基于等离激元纳米聚焦近场技术的FWM显微示意图。飞秒激光经过脉冲整形汇聚在针尖尖端上方的微尺度光栅，通过光栅的动量补偿转换成等离激元并传播到针尖尖端处，形成高度局域的纳米光源。将针尖尖端靠近二维材料，即可高效激发非线性光响应，结合样品扫描获得纳米尺度二维材料非线性光显微。 图10 图10 （b）是旋转检偏器探测得到的近场四波混频，其中强度归一化的石墨烯四波混频 I FWM 的偏振方向和针尖尖端本身的四波混频 <math id="M3"><msubsup><mrow><mi>I</mi></mrow><mrow><mi mathvariant="normal">F</mi><mi mathvariant="normal">W</mi><mi mathvariant="normal">M</mi></mrow><mrow><mi mathvariant="normal">t</mi><mi mathvariant="normal">i</mi><mi mathvariant="normal">p</mi></mrow></msubsup></math> http://html.publish.founderss.cn/rc-pub/api/common/picture?pictureId=37126582&type= http://html.publish.founderss.cn/rc-pub/api/common/picture?pictureId=37126580&type= 6.51933336 3.97933316 垂直，这说明该技术可以有效获得石墨烯的近场FWM信号。基于此，可以实现单层和少层石墨烯近场FWM显微成像，如 图10 图10 （c）所示。基于FWM的纳米显微成像，可以清晰地辨别不同层数、边缘的缺陷以及边缘的非局域增强效应。对于研究二维材料纳米尺度非线性光学性质提供了新的技术途径 ［ 133 133 ］ 。 另一方面，采用针尖增强光散射技术实现非线性光显微也有一些尝试。 图10 图10 （d）是基于该技术的二维材料近场SHG测试原理。飞秒泵浦激光激发针尖形成高强度局域等离激元热点，并在激子共振能量处产生较强的近场SHG信号。 图10 图10 （e）是MoSe 2 /WSe 2 异质结的SHG光学显微成像，左侧大图是远场SHG显微图像，其黄色框区域的SHG图像如中间小图所示，图像从上到下分别是MoSe 2 /WSe 2 异质结、1L-WSe 2 和hBN衬底。由于远场SHG成像受限于光学衍射极限，空间分辨率在亚微米尺度内，所以远场SHG图像放大图无法分辨堆叠结构的细节。 图10 图10 （e）右侧小图是和中间小图同一区域的近场SHG显微图像，图中不同堆叠区域SHG信号强度的过渡被清晰地分辨出来，证明近场SHG成像具有纳米级的空间分辨力。 图10 图10 （f）比较了远场和近场SHG显微图像中沿白色虚线的SHG强度分布，从图中可以看到，SHG强度分布有一个20 nm的锐利阶跃，该值估计为近场SHG成像的空间分辨率。该实验实现了空间分辨率约为20 nm的二维材料异质结的近场SHG显微成像，对于研究纳米尺度上晶体对称性和结构对称性的非线性效应具有重要意义 ［ 134 134 ］ 。 对于针尖增强非线性光散射，文献［ 135 135 ］给出了系统性的解释。 图10 图10 （g）展示了针尖增强SHG纳米显微成像示意图。使用35°倾斜的探针作为天线对单层MoS 2 进行针尖增强型纳米尺度SHG成像。 图10 图10 （h）为测量的针尖增强纳米尺度SHG图像，可以获得比远场显微 图10 图10 （i）对比度更明显的晶界等细节信息。文献［ 135 135 ］也从理论上分析了二维材料非线性近场光学显微的原理，即将针尖倾斜作为探测天线，可以打破纳米探针的轴对称性来控制光学矢量场，从而产生局域等离激元天线效应的光学矢量场增强，并且面内和面外光场矢量分量可以灵活调节。 8 结 论 1 随着研究的不断深入，二维材料的光学性质从机制到应用都取得了越来越重要的突破。二维材料表面即是体相，因此，共聚焦光学显微成为最常用的光学研究手段，具有空间分辨光学性质的表征能力。基于荧光、拉曼和吸收谱等线性光谱技术的光学显微，在研究二维材料层数、晶轴、晶界、堆叠和外界耦合等方面，存在灵敏度不够，信噪比不高、分辨率不足以及光谱范围不宽等问题，制约了二维材料光学领域的发展。与此同时，基于非线性光学的共聚焦显微在二维材料的研究中发挥了越来越重要的作用，提供了高灵敏度、高信噪比、高空间分辨和宽光谱区间的探测，与线性光学显微互相补充，极大促进了二维材料的光学研究 ［ 133 133 - 135 135 133-135 ］ 。在此过程中，非线性光学显微技术也在二维材料的研究需求下，朝着系统性和特色性的趋势日益完善。 当前，二维材料非线性光学显微除了进一步提升空间分辨，也要求探测更加精细、过程更趋动态。针尖增强拉曼已经实现了约1 nm甚至是亚纳米的空间分辨率 ［ 136 136 ］ ，而结合探针的非线性光学显微还在约10 nm尺度上不断探索，如何进一步提升空间分辨率依然是该领域最核心的问题。另外，非线性过程极大依赖于相位、偏振、脉宽 ［ 137 137 - 138 138 137-138 ］ 和动量等激发光参数，在非线性光学显微的过程中灵活控制激发光场 ［ 139 139 - 140 140 139-140 ］ ，可以进一步丰富探测维度，获得更多精细化信息。最后，考虑到许多重要物理过程发生在外场调控的动态响应中 ［ 141 141 - 142 142 141-142 ］ ，开展动态非线性光学显微，是研究二维材料尤其是相关器件在电场、磁场及应力等外场耦合下动态响应的重要手段。可以预期，外场动态耦合下超高时空分辨的多维度非线性光学显微是未来该领域的发展趋势，也成为进一步推动二维材料光学研究的重要支撑。 参考文献 NOVOSELOV K S ， GEIM A K ， MOROZOV S V ， et al .
