On the basis of the differential confocal curvature radius measurement system， this method introduces a 5D position monitoring and adjustment structure by driving the measured part rotation on the detector to monitor the confocal trajectory. In addition， it enables measurement of the eccentric error of the spherical center point of the measured part and the measured optical axis， combined with two-dimensional （2D） translation and 2D angle adjustment to automatically compensate for the eccentric error. Further， it aims to ensure that the measured sample spherical center and the measured optical axis are in good agreement during the measurement process， eliminate the measurement cosine error caused by the deviation of the spherical center of the measured sample， and eliminate the influence of the sample posture error on the measurement accuracy of each installation. Based on the results obtained， repeatability measurements are significantly improved with the proposed method. Theoretical simulation and preliminary experimental results show that the repeatability of the proposed method for measuring the radius of curvature can reach 3.2×10 - 6 . This method is shown to be an effective way of obtaining a precise measurement of the radius of curvature. At the same time， this method can also be extended to the measurement of the lens center deviation， focal length， thickness， lens group interval， and other parameters to improve the measurement 1 引 言 1 球面光学元件广泛应用于天文望远 ［ 1 1 ］ 、激光核聚变 ［ 2 2 ］ 和紫外光刻机 ［ 3 3 ］ 等领域。曲率半径作为球面光学元件的核心参数，其精度会直接影响整体光学系统的成像质量与装调精度 ［ 4 4 ］ ，因此曲率半径的高精度测量成为目前研究的热点及重点问题 ［ 5 5 ］ 。 常用的曲率半径测量方法主要分为两大类，一类是接触式测量法，如球径仪法 ［ 6 6 ］ 、三坐标法 ［ 7 7 ］ 和轮廓仪法 ［ 3 3 ］ ，接触式测量因对零件表面造成不可逆的损伤，不适用于表面抛光的精密透镜；另一类是非接触式测量法，包含自准直法 ［ 8 8 ］ 、干涉法 ［ 9 9 - 12 12 9-12 ］ 和差动共焦法 ［ 13 13 - 16 16 13-16 ］ 。其中，自准直法适用于1 m以上口径大曲率半径的测量，采用清晰度法进行定焦，相对测量精度受衍射极限制约，仅为5×10 - 4 ；共焦法与干涉法在口径为2~400 mm，曲率半径在±5~±1 000 mm内测量精度最优。干涉法利用干涉条纹对猫眼-共焦进行定焦相对具有较高的测量精度，但相对测量精度仍受限于衍射极限，约为2×10 - 5 。相比之下，差动共焦法采用差动共焦光强曲线过零点对猫眼和共焦位置进行高精度定位，定焦精度高达0.2 µm，相对测量精度在10 - 6 量级，为曲率半径测量提供了有效途径。但在实际测量过程中，由于被测件球心为一个虚拟的点，难以保证被测件球心与测量光路光轴严格重合，样品每次装调过程中球心离轴引入的余弦误差是制约差动共焦法实际测量精度的重要因素，如何消除样品离轴偏心成为提高曲率半径参数测量精度的关键难题。 本文提出基于五维位姿监测调整的差动共焦曲率半径高精度测量方法。通过气浮回转、二维平移和二维倾斜5个维度的调节实现被测镜球心点的监测和调整，从而保证在测量过程中测量光轴与被测镜球心点和球面顶点连线严格同轴，有效解决因被测件球心偏离测量光轴导致的余弦误差问题。与传统差动共焦曲率半径测量方法相比，本方法因为消除样品离轴偏心，极大程度提高了曲率半径参数的测量精度。 2 原 理 1 本文通过分析传统差动共焦曲率半径测量过程中余弦误差的产生原因，计算余弦误差对曲率半径测量结果的影响，提出一种基于五维位姿监测调整系统的曲率半径测量方法，实现被测件共焦位置的监测与位姿误差的实时补偿，有效减小曲率半径测量过程中的余弦误差。 2.1　曲率半径测量原理及余弦误差 2 图1 图1 为基于五维位姿监测调整的差动共焦曲率半径测量原理。采用猫眼-共焦法进行曲率半径测量，激光器出射的光经过聚焦镜Lo和针孔PH（Pinhole，PH）滤波后，经过折转通过准直镜Lc准直为平行光，平行光进入会聚镜Ls后形成测量的会聚光束，当被测镜S沿光轴在猫眼或共焦位置附近时，测量光束反射返回，经过分光棱镜和反射镜折转后分别进入两路探测器，其中一路精瞄探测需经过显微物镜（Microscope Objective，MO）二级放大。若被测件球心点与测量光轴重合，被测球面猫眼或共焦点返回光斑位于探测器中心，测量时差动共焦轴向响应曲线 I A （ z ）和 I B （ z ）的过零点 Q A 和 Q B 能精确定位被测球面的猫眼位置和共焦位置，进而实现曲率半径 R =| Q A -Q B |的测量 ［ 16 16 ］ 。 所示。被测镜通过三爪卡盘夹持放置在五维位姿监测和调整的平台上，首先在粗瞄探测器CCD1上初步观测被测镜共焦点位置，避免因被测镜姿态误差较大导致精瞄CCD2上无法观察到会聚光斑；其次，驱动气浮转台带动被测镜旋转，若测量光轴与被测件球心点和球面顶点连线不同轴，球心点偏离测量光轴，当被测镜随转台旋转时，共焦点在探测器CCD1上的轨迹为圆形，轨迹圆半径 <math 基于五维位姿监测调整的差动共焦曲率半径测量原理，设计五维位姿监测调整系统对余弦误差进行测量和补偿，系统主要包括监测系统和五维位姿调整系统。 目前，曲率半径的测量精度最高可达10 -6 量级，需利用五维位姿监测调整系统将夹角 α 调整至1″以内 ［ 17 17 ］ ，因此需要监测系统测量分辨力达0.1 µm，五维调整系统中回转系统提供约50 nm的高精度旋转基准，二维平移调整系统和二维倾斜调整系统的调整分辨力需达到1 µm。如 图1 图1 所示，监测系统主要由粗瞄探测器和经显微物镜进行二级放大的精瞄探测器组成。选择像素尺寸为3.2 µm的相机作为精瞄探测器CCD2，采用10×的显微物镜与像素细分算法 ［ 18 18 ］ 相结合，在进行图像采集时将采样点的灰度值与像点位置进行非线性加权，提高灰度值较大的像元对像点位置估计的权重，从而减小噪声干扰的影响，将像点定位分辨力提高至1/3像素，测量探测面的位置分辨力可达0.1 µm。为兼顾测量范围，选择2.54 cm（1英寸）探测靶面的相机作为粗瞄探测器CCD1。 五维位姿调整系统结构如 图3 图3 所示，主要由力矩电机驱动气浮主轴组成的回转系统，二维平移调整系统和二维倾斜调整系统等组成。回转系统采用气浮技术，以提供50 nm的高精度回转基准，二维平移调整系统和二维倾斜调整系统结构如 图4 图4 所示。二维平移调整系统采用步距角为0.9°的步进电机结合螺距为0.25 mm的微分螺杆，预紧弹簧在微分螺杆对侧，与之成180°分布，两者相配合，在 X ， Y 导向条约束下带动平台水平移动。二维倾斜调整系统利用三点支撑原理与气浮球碗相配合实现倾斜调整的目的，由于载物台质量较大，选择步距角为1.8°的步进电机驱动球碗。初步实验证实，对驱动控制器进行16次细分，并由控制器输出带动电脉冲驱动电机进行单步旋转，二维平移调整系统的分辨力可达0.5 µm，二维倾斜调整系统的分辨力达到1 μm。 在精瞄探测器上轨迹圆半径 <math 实验搭建了基于五维位姿监测和调整的差动共焦曲率半径测量系统，如 图5 图5 所示。该系统主要由高精度气浮直线运动系统、激光差动共焦测头、气浮回转五维位姿监测调整系统、气浮隔振底座以及集成控制与数据处理系统5部分组成。 4.1　系统相对误差计算 2 基于五维位姿监测调整的差动共焦曲率半径测量系统，进行系统的相对测量误差计算，以验证五维位姿监测调整的差动共焦曲率半径高精度测量方法的可靠性。 4 . 1 进行曲率半径测量实验之前，需将测量光轴和导轨运动轴调至严格平行，测量光轴和气浮回转轴调至严格同轴。在平台上放置平面镜，微调测量头位置，测量头在导轨上下移动时，准直物镜出射的准直光束经平面镜反射的光斑在精瞄探测器上位置不发生改变，保证测量光轴与导轨运动轴严格平行；安装聚焦物镜，放置标准球，调整平台的位置直至旋转气浮转台时，标准球共焦点在精瞄探测器上所画轨迹圆半径值接近零，换取不同大小的标准球重复调试，从而保证测量光轴与气浮回转轴同轴，若不能保证测量光轴和导轨运动轴严格平行，和气浮回转轴严格同轴，会增大系统的测量误差，影响测量结果的正确性。 将被测镜夹持在三爪卡盘上，在共焦位置驱动气浮回转轴带动被测镜旋转，根据精瞄探测器上轨迹圆尺寸计算初始夹角 α 为631.27″，代入 式（11） 式（11） 求得此时对测量结果产生的余弦误差约为0.45 μm；利用五维位姿监测调整系统将被测镜共焦点调整至在精瞄探测器靶面上所画轨迹圆尺寸为0.89″时，余弦误差约为0.35 nm，此时轴线不重合误差对测量结果产生的影响可以忽略不计，保证测量过程中测量轴与被测镜球心点和球面顶点的连线近似同轴。被测镜的位姿调整过程可在1 min内完成。对被测镜的曲率半径重复测量10次作为实验组；为验证测量方法的正确性，用传统差动共焦曲率半径测量系统对被测镜的曲率半径重复测量10次作为对照组，测量结果如 图6 图6 所示。 基于五维位姿监测调整的差动共焦曲率半径测量结果与不基于五维位姿监测调整的差动共焦曲率半径测量结果进行对比，不基于五维位姿调整的差动共焦曲率半径测量系统的相对重复测量精度（Root Mean Square， RMS）为9.6×10 - 5 ，而基于五维监测调整的差动共焦曲率半径测量系统的相对重复测量精度（RMS）为3.2×10 - 6 。在实际测量过程中，因实验室温度、湿度和环境振动等因素对测量结果的影响，该系统的相对重复测量精度（RMS）略低于理论分析值2.8×10 - 6 ，但仍优于不基于五维位姿监测调整的差动共焦曲率半径测量系统。 将两组实验的平均值与标称值进行对比，不基于五维位姿监测调整的差动共焦曲率半径10次测量结果的平均值（103.301 97 mm）与被测镜标称值（103.308 81 mm）相差6.84 μm，而基于五维位姿监测调整的差动共焦系统测量结果与标称值差值仅为0.26 μm，一致性更好。 5 结 论 1 本文提出了一种基于五维位姿监测调整的差动共焦曲率半径高精度测量方法。通过分析测量过程中余弦误差的产生原因，设计五维位姿监测及调整系统，对被测件姿态进行监测和调整，确保测量过程中被测镜球心点和球面顶点连线与测量光轴完全重合，有效解决了因被测件位姿偏移对测量结果引入的余弦误差问题，提高了透镜曲率半径的测量精度。经过初步实验证明，本方法的相对重复测量精度（RMS）可达3.2×10 - 6
