The positioning errors in the X - and Y -directions of the stage and the straightness error in the Z -direction were measured via laser interferometry， and the three angular motion errors around the X -， Y -， and Z -axes were measured using laser autocollimators. The volumetric positional errors of the functional point caused by the 6-DOF errors of the stage was analyzed， and an error compensation model based on the Abbe and Bryan principle was developed. An in-situ and on-line 6-DOF error measurement system based on the measurement method was developed and applied to a micro-nano coordinate measuring machine， which had high precision and a compact design. The capability of the system and the effectiveness of the model were experimentally verified， and the measurement uncertainty of the system was evaluated. SIOS laser interferometers were used as a reference. Experimental results indicated that the maximum positional errors at the reference functional point in the X -， Y -， and Z -directions were reduced from 1.7， 3.4， and 3 μm to 65， 81， and 109 nm， respectively， after error compensation， and the expanded uncertainty was 90， 98， and 158 nm （ k =2）， respectively. The proposed method and system can be used to increase the accuracy of XY stages. XY工作台 多自由度 补偿模型 阿贝原则 XY stage multi-degree-of-freedom compensation model Abbe principle 1 引 言 1 XY工作台是数控机床、三坐标测量机、扫描电子显微镜等精密加工和测量设备的重要组成部分，其精度对这类设备的加工精度和测量精度起着至关重要的作用 ［ 1 1 - 2 2 1-2 ］ 。工作台的精度由对应功能点的空间位置精度进行评估 ［ 3 3 ］ 。其中，功能点指的是机床刀具的切削点或测量机器探头的感测点 ［ 4 4 ］ 。由于导轨的制造误差和驱动器引起的振动等原因，工作台在 XY 平面运动时会产生3个线性误差（ X 和 Y 轴方向的定位误差、 Z 轴方向的直线度误差）和3个角度误差（绕 X ， Y ， Z 轴转动的角运动误差） ［ 4 4 ］ 。阿贝原则和布莱恩原则指出，位移传感器的基准轴（测量轴）与功能点的运动轴（功能轴）应在同一条直线上，否则工作台的角度误差会造成功能点的空间位置误差 ［ 5 5 ］ 。在实际的测量中，通常不能完全符合阿贝原则和布莱恩原则 ［ 6 6 ］ ，导致工作台的六自由度（Six-Degree-of-Freedom，6-DOF）误差会造成功能点的空间位置误差。为提高工作台对应功能点的空间位置精度，需要对其6-DOF误差进行高精度的在线测量，并建立相应的误差补偿模型进行补偿。 目前，XY工作台6-DOF误差的在线测量通常采用激光干涉法 ［ 7 7 - 9 9 7-9 ］ 、激光准直法 ［ 10 10 - 12 12 10-12 ］ 、激光光栅干涉法 ［ 13 13 - 15 15 13-15 ］ 等测量方法。台湾大学范光照等 ［ 16 16 ］ 提出了一种基于4台激光干涉仪和两个四象限探测器的6-DOF误差测量系统，由于直线度误差的测量基于激光准直法，滚转角的测量基于平行双光束法，导致这两项误差的测量精度在微米级；清华大学高阵雨等 ［ 17 17 ］ 设计了一种基于9台激光干涉仪的6-DOF误差测量方法，结合相应的解耦算法能够快速获取工作台在空间中的精确位置，该测量方法实现成本较高，仪器布局复杂；台湾中正大学刘建圣等 ［ 18 18 ］ 提出了一种基于单准直光的6-DOF误差测量系统，由3个位置探测器检测激光束的位置，从而得到工作台的6-DOF误差，该系统具有成本低、测量方法简单的优点，受探测器的尺寸和分辨力的限制，测量范围在数毫米以内，测量精度为微米级；北京交通大学吕勇等 ［ 19 19 ］ 提出了一种基于多准直光的6-DOF误差测量系统，该系统的测量范围和精度同样受限于探测器的尺寸和分辨力；日本东北大学Gao等 ［ 20 20 ］ 提出了一种由平面光栅和光学传感器组成6-DOF测量系统，该系统分辨力可达亚纳米级，由于高精度平面光栅制造成本高，且系统装配复杂，导致应用场合较少；清华大学李星辉等 ［ 21 21 ］ 提出了类似的平面光栅6-DOF测量系统，受限于光栅的制造精度，该系统精度为亚微米级；西班牙Zaragoza大学Torralba等 ［ 22 22 ］ 采用了商用的3台激光干涉仪和3个电容传感器实现了对工作台6-DOF误差的在线测量，达到了数十纳米的测量精度；德国Ilmenau工业大学Manske等 ［ 23 23 ］ 采用德国SIOS公司研制的六轴光纤耦合激光干涉测量系统，实现了对工作台6-DOF误差的在线测量，在特定的环境下，测量精度可达到亚纳米级。总体而言，以上学者对XY工作台6-DOF误差的研究主要从提高测量系统本身的精度出发，并没有针对工作台对应功能点建立相应的误差补偿模型。 现有误差补偿模型的建立主要采用基于多体系统理论的齐次坐标变换矩阵（Homogeneous coordinate Transformation Matrix, HTM）法 ［ 24 24 ］ ，该方法推导简单、适用性广，但是没有明确定义工作台位置误差的测量点到功能点的偏位，导致由角度误差造成测量点和功能点之间的位置偏差未被完全考虑，会降低补偿精度。阿贝原则和布莱恩原则作为精密机械设计和长度测量领域中的基本原则，同时也被应用于机床误差的建模中，该方法可以弥补HTM法相关偏位信息不明确的缺点 ［ 4 4 - 5 5 4-5 ， 25 25 ］ 。大连理工大学黄余彬等 ［ 25 25 ］ 、华中科技大学陈吉红等 ［ 26 26 ］ 、安徽理工大学杨洪涛等 ［ 27 27 ］ 分析了阿贝误差对机床加工精度的影响，并基于阿贝原则提出了相应的补偿模型。这些研究对机床中XY工作台误差补偿模型的建立分别基于 X 轴和 Y 轴的运动误差信息，并不是直接基于工作台面的运动误差信息，不适用于在直接测量方式下的误差补偿。 针对上述问题,本文分析了由工作台6-DOF误差造成对应功能点的空间位置误差；讨论了不同的6-DOF误差测量方式，针对直接测量方式建立了基于阿贝原则和布莱恩原则的补偿模型；提出了一种基于激光干涉和激光自准直原理的6-DOF误差在线测量方法，研制了一套高精度紧凑型6-DOF误差在位、在线测量系统；通过实验验证了所提出系统和误差补偿模型的有效性，并评定了系统的不确定度，为系统精度进一步的提升提供了理论参考。 2 基于阿贝原则和布莱恩原则6-DOF误差分析与建模 1 2.1　XY工作台6-DOF误差分析 2 由6-DOF误差造成XY工作台对应功能点的空间位置误差如 图1 图1 所示。当工作台在XY平面运动时，工作台的3个线性误差使功能点 FP 分别沿着 X ， Y ， Z 方向平移；工作台的3个角度误差导致台面产生倾斜，最终使功能点移至点 FP '。FP'与FP在 X ， Y ， Z 方向的3个偏移量分别为功能点沿 X ， Y 向的定位误差和沿 Z 向的直线度误差，统称为功能点的空间位置误差。 其中，线性误差是由工作台沿各轴方向的平移产生的，造成的位置误差与功能点的空间位置无关；角度误差是由工作台绕各轴的旋转产生的，造成的位置误差随功能点空间位置的不同而变化，此三项参数之间的关系可以通过阿贝原则和布莱恩原则进行解释。 2.2　一维阿贝原则和布莱恩原则 2 Y 两根运动轴的6-DOF误差耦合组成，从而工作台6-DOF误差的测量方式可归结为直接测量和间接测量两种方式。如 图4 图4 （a）所示，直接测量方式通过一端安装在底座和另一端安装在XY工作台面的一套6-DOF测量系统直接测量得到工作台的6-DOF误差；如 图4 图4 （b）所示，间接测量通过两套6-DOF测量系统分别测量 X 和 Y 轴台面的6-DOF误差，然后由相应的传递关系得到工作台的6-DOF误差，测量系统1的一端安装在底座或者 X 轴导轨，另一端安装在X轴台面，测量系统2的一端安装在 Y 轴导轨上，另一端安装在XY工作台面。相对于直接测量，间接测量需要获得更多的参数信息，导致误差源多，且补偿模型也必然更加复杂，不适于高精度的应用场合。以下将针对直接测量的方式对6-DOF误差补偿模型进行分析和推导。 1;2; nm型号固体激光器，由单模光纤导入测量端，其波长稳定性优于0.02 ppm，功率稳定性优于3%；四象限探测器采用美国OSI公司生产的SPOT-4DMI，其对光斑位移的测量分辨力优于0.1 μm。该测量系统被应用在本课题组研制的一台微纳米三坐标测量机的XY工作台 ［ 6 6 ］ ，工作台由超声波电机（型号HR4，Nanomotion公司）驱动，在 X 和 Y 轴方向具有纳米级位移分辨力。 4.1　系统精度测试 2 （1）位移测量单元的标定 使用压电式纳米定位台（型号P620.1CD，德国PI公司，分辨力0.1 nm，重复性1 nm）提供2 nm 的标准位移，用于测试位移测量单元PMI-X、PMI-Y、PMI-Z的分辨力。测试结果如 图10 图10 所示，表明位移测量分辨力可以达到2 nm。 如 图11 图11 所示，将位移测量单元PMI-X，PMI-Y，PMI-Z分别与商用激光干涉仪（型号SP2000-TR，德国SIOS公司，分辨力为0.1 nm）同时用于测量工作台的位移，以SIOS激光干涉仪的测量值作为标准量对位移测量单元的精度进行标定。标定结果如 表1 表1 所示，在10 mm的位移测量范围内，PMI-X，PMI-Y，PMI-Z的最大标定误差分别为14 nm，10 nm，15
